摘要
介绍了金属基覆铜板的结构组成与特点,从树脂本征热导率与无机填料的选择等两个层面阐述了提高树脂中间层热导率的途径,分析了金属基覆铜板领域亟待解决的问题,指出了金属基覆铜板的研究重点与发展方向。
The paper introduced the structure and composition of metal base copper clad laminate.Based on the intrinsic thermal conductivity of resin and the selection of inorganic stuffing,the paper illustrated the ways to improve the thermal conductivity of the middle layer resin.It analyzed the urgent problem to be solved in metal base copper clad laminate.The paper pointed out the research focuses and development direction of metal base copper clad laminate.
