摘要
喷气式Ｚ箍缩等离子体装置产生的软Ｘ射线，波长大约在０．２～０．６ｕｍ之间，一次放电产生的软Ｘ射线能量约５０Ｊ。本文利用此软Ｘ射线源，用金属丝网作为掩模，对ＣＳＭ光刻胶进行了曝光的初步实验研究，得到了较为清晰的曝光图形。
The wavelength of soft x-ray produced from the gas-puff Z-pinch plasma isabout 0. 2￣0. 6nm and the energy per discharge is about 50 J. In this paper, aclear x-ray lithographic picture corresponding to a metal mesh was obtained employing this soft x-ray and resist CSM.
