摘要
文章从理论上分析了太阳电池的表面复合及重掺杂效应。在实验上采用二氧化硅作为钝化膜,比较了两种不同表面浓度的太阳电池片钝化效果,得出低表面浓度的太阳电池片比高表面浓度的太阳电池片的开路电压要高,短波光谱响应要好。开路电压和短波光谱响应的提高主要来自于前表面的钝化和适当地降低了表面浓度。
Surface-recombination and high-doping efficiency have been illuminated. The front-surfaces of different surface doping concentration solar cells have been passivated by thermal grown SiO_2 thin layer. The results show that the open-circuit voltage and EQE in high surface doping concentration cell are lower compared to the cells in low surface doping concentration. The main improvement in open-circuit voltage and the EQE come from the emitter surface passivation and the lower surface concentration.
