摘要
在Ｍｇ注入形成的ｐ型ＧａＡｓ材料上，用预热和快速两步退火方式形成ｐ型欧姆接触，用传输线方法（ＴＬＭ）测量比接触电阻，得到最佳值３．７３×１０－５Ω·ｃｍ２，用在ＡｌＧａＡｓ／ＧａＡｓＨＢＴ器件上，性能良好。
A study of Au/Zn/Au ohmic contacts to Mg-implanted p-GaAs is presented.The optimum specific contact resistance of 3.73×10-5Ω·cm2 measured by the transmission line method(TLM),is obtained through a preheating(350℃,13s) and annealing(400℃,5s)procedure.
