摘要
介绍了采用高频C—V测试技术对快速热氮化的SiO_xN_y膜电荷特性进行的测试研究及实验结果分析。分析表明,采用氮化后再氧化处理是减少快速热氮化的SiO_xN_y膜中固定电荷的有效途径。
The charge characteristics of rapid thermal nitrided (RTN) SiOxNy film have been investigated by high frequency C-V measurement. The experi-mental result shows that nitrided reoxidization annealing is effective on reducing the fixed charge density of RTN SiOxNy film.
