一款频带和电感值可大范围调谐且Q峰值可保持不变的低噪声有源电感

A Novel Low-noise Active Inductor with a Wide Tunable Range of Frequency Band and Inductance Values and a Constant Q-peak

摘要 提出了一款新型有源电感(AI),由双回转器、RC反馈支路、前馈噪声抑制电路和2个带有外部电压调控端V_(tune1)和V_(tune2)的电流源模块组成。其中,将双回转器进行并联,降低了等效损耗电阻RS,提升了AI的Q值;RC反馈支路与正跨导器形成负反馈结构,增强了等效回转电容,进而增大了AI的等效电感值;前馈噪声抑制电路降低了AI噪声;最终,新型AI具有工作频带和电感值可大范围调谐,且Q值可在宽频率范围内保持基本不变,以及在不同频率下均具有大电感值、高Q值,并具有低噪声的综合性能。版图后仿真下的验证结果表明,新型AI的工作频带可从2.38 GHz调谐至4.67 GHz,调谐率达到96%;在1 GHz、1.5 GHz、1.94 GHz三个频点下,电感值的调谐率均大于75%;在不同频点下,取得了562~580的高Q值,变化率仅为3.1%,电感值也有较大值,在75n H~170 n H之间;在0.1 GHz~4.67 GHz范围内的电感峰值在221 n H~360 n H之间;最大和最小输出噪声电流分别为28.9 p A/√Hz和9.02 p A/√Hz。 In this study,we propose a novel active inductor(AI)that comprises a dual gyrator loop circuit,RC feedback branch,a feed forward noise suppression structure,and two DC bias modules with the external voltage regulation terminals,V_(tune1) and V_(tune2).Among the four building modules,dual gyrators are placed in parallel to reduce the equivalent resistance loss,thereby boosting the Q factor.The RC feedback branch is employed to form a negative feedback structure,along with a positive transconductor to enhance the equivalent gyration capacitance,thereby increasing the equivalent inductance value.The feed forward noise restraint structure decreases the noise of AI.Ultimately,the novel AI exhibits high performance in terms of the wide tunable range of the operating frequency bands and inductance values,almost constant Q values under different frequencies,high inductance values,high Q values,and low noise.The verification results of the layout simulation demonstrate that the operating frequency band of the novel AI can be tuned from 2.38 GHz to 4.67 GHz with a tuning percentage of 96%.Under 1 GHz,1.5 GHz,and 1.94 GHz,all the tuning rate of inductance values are higher than 75%.The high Q values from 562 to 580 with a change percentage of only 3.1%are achieved at different frequencies.Furthermore,we obtained large inductance values from 75 nH to 170 nH.We obtained L-peak values from 221 nH to 360 nH in the range of 0.1 GHz to 4.67 GHz.The maximum and minimum output noise currents are 28.9 pA/√Hz and 9.02 pA/√Hz,respectively.
