摘要
通过TG-DSC研究NSP-PA-X银焊膏在不同气氛下失重行为,结果表明不同气氛对银焊膏失重比例和放热产生影响,从而设计烧结工艺试验验证不同气氛银焊膏烧结连接层的质量。通过对银焊膏烧结连接层的剪切强度、断面失效模式、微观组织进行分析,系统地研究了银膏烧结连接层在不同气氛下的组织演变规律。结果表明,NSP-PA-X银焊膏在空气气氛下烧结连接层质量是最佳的,烧结连接层的平均剪切强度为43.39MPa,平均孔隙率为8.4%,在空气气氛下进行烧结操作方便。
The weight loss behavior of NSP-PA-X silver paste in different atmospheres were studied by TG-DSC.The results showed that different atmospheres affected the weight loss ratio and heat release of the silver paste,so the sintering process test was designed to verify the quality of the sintered joint layer of the silver paste in different atmospheres.By analyzing the shear strength,fracture failure mode and microstructure of the sintered silver paste joint layer,the microstructure evolution of the sintered silver paste joint layer in different atmospheres were systematically studied.The results showed that the quality of NSP-PA-X silver paste sintered in the air atmosphere was the best,the average shear strength of the sintered joint layer was 43.39 MPa,the average porosity was 8.4%.The sintering operation was convenient in the air atmosphere.
