摘要
对CdS薄膜用不同浓度的CdCl2溶液处理后在不同温度下退火,发现其暗电导率σd和电导激活能Ea随CdCl2溶液的浓度和退火温度的不同而不同,而且用CdCl2处理再退火的样品,暗电导率σd随温度T变化的关系(lnσd1000/T)为分段直线,对应于不同的Ea.本文就上述结果进行了讨论,并用Cl-的扩散进行了解释.
The effect of CdCl 2 treatment and annealing temperature on the electrical properties of CdS films has been studied. The differences in dark conductivity and activation energy of CdS films are caused by the different concentrations of CdCl 2 solutions at the differently annealing temperatures. For the annealed samples treated by CdCl 2, the relation between their dark conductivity and the temperature consists of two straight lines, which correspond with two different activation energies. Discussion on the results is given.
