摘要 光传感器是光信息检测中的关键部件.本文着重介绍了半导体雪崩光电二极管(APD)的研究现状和应用,以及一种新型的单光子探测器—真空雪崩光电二极管(VAPD)的结构,原理和特性.同时将光电倍增管(PMT)、半导体雪崩光电二极管和真空雪崩光电二极管)的性能进行了比较. In this paper, the basic structures, operating principles and research trends of semiconductor optical sensors are reviewed, with the emphasis on high sensitivity avalanche photodiodes (APDs). A overview of the basic structure,operating principle and properties for a new single-photon photo-detector, called vacuum avalanche photodiode (VAPD), is presented too. Furthermore, the properties of VAPD are compared with photo-multiplier tubes (PMTs) and APDS.
