摘要
文章主要研究n'p、p'n和p'p三种SIPOS(半绝缘多晶硅)-Si异质结二极管的I-V特性,并算出了相应的理想因子和势垒高度。在同样掺杂条件下,异质结具有比同质结二极管更高的注入比、更高的反向击穿电压和低漏电流。
In this paper, we'll introduce the Ⅰ—Ⅴ charateristics of SIPOS-Si heterojunction for n^+p, p^+n and p^+p.We calculated the correspondent ideal factor n and barrier height φ_b, The higher breakdown voltage and lower leakage current in SIPOS—Si heterojunction have been seen.
