溶胶-凝胶法制备ZnO基稀释磁性半导体薄膜 被引量:14

ZnO-based Diluted Magnetic Semiconductors Prepared by Sol-Gel Methods

摘要 用溶胶凝胶法制备了具有良好光学性质和C轴取向的ZnO∶Fe薄膜。ZnO∶Fe薄膜具有尖锐的带边发光 ,禁带宽度约为 3 3eV ,半高宽 13nm。磁性测量表明 ,ZnO∶Fe薄膜在室温下具有铁磁性 ,饱和磁化强度约为 10 - 3emu量级 ,矫顽力为 30奥斯特(Oe)。 Fe-doped ZnO diluted magnetic semiconductors film has been prepared by Sol-Gel Methods. The structure and optical properties of ZnO:Fe film have been investigated. And the results show that ZnO:Fe film has good c-axis orientation and optical emission at 380 nm with the FWHM of 13 nm. The results of vibrating sample magnetometer (VSM) experiment proved the ferromagnetic properties of Fe-doped ZnO at room temperature. The saturation magnetization, observed in this M-H curve, was around 10 -3 emu and the coercivity of samples was 30 Oe.
