Reliability Research on Conductive Function of Conductive Gold Ball

摘要 随着LCD工艺技术的发展,上下片玻璃的导电连接已由原来的导电银胶改进为在环氧胶里加一定配比的导电金球进行导电连接。导电金球是由球状的、有弹性的高分子材料电镀上一层导电性能良好的金属金而成,其常用直径约5~8μm,具有一定的弹性且可压缩。由于新材料使用过程中工艺控制技术不成熟,导致LCD出现缺显示、显示暗等质量问题,文章对此进行了失效分析。另外,通过相关的工艺试验,总结出决定导电金球压缩比的热压压力参数,并通过相关的可靠性试验进行验证,使问题得以解决,产品的质量稳定性得到有效的控制。 With the development of LCD process technology, the conduct between two pieces of substrate has been improved from the original conductive silver paste to mixing proportionally conductive plastic gold in the epoxy. Because the process control is not mature in the processes of new material application, the LCD quality problems appears, such as missing segment and dim display by analyzing the quality problems like missing segment and dim display appearing in LCD, the fault conductive function was concluded as the cause of such quality problems. Since the conductive function of conductive gold is decided by the pressure ratio of hot pressing, the hot pressing pressure parameter was determined and validated by related reliability testing so as to solve the problems and keep the quality stability of our products in effective control.
