摘要
高热流密度CPU芯片的散热问题已成为令人属目的热点,本文提出一种重力式热管散热器用于计算机基板CPU的散热。在不同风速、不同热流密度条件下,对其散热性能进行了实验研究,从散热器总热阻方面与平卧式热管散热器进行对比分析。结果表明在热流密度为72 W/cm^2,风速在3.8 m/s时,CPU芯片温度可以维持正常工作范围,此时散热器总热阻仅为0.118 K/W。
The heat dissipation of CPU chips with high heat flux has become a hot topic. in this paper, a new type heat sink combined with gravity heat pipe for heat dissipation of CPU is presented. The cooling performance of the heat sink was studied under different air velocity and different heat flux density, and the total thermal resistance of the gravity heat pipe heat sink and the heat sink with horizontal heat pipe was analyzed and compared. The results show that CPU can work at normal operation temperature when the heat flux density is 72 W/cm^2 and the air velocity is 3.8 m/s, and the total thermal resistance of the heat sink is only 0.118 K/W.
