摘要
以 Ga As/ Ga Al As量子线为例 ,计算电子的最低子能带内电子 -声学波声子散射率 .结果表明 ,电子有效质量失配对电子 -声学波声子散射率的影响不可忽视 .
The electron phonon scattering rate was calculated for a semiconductor quantum wire (GaAs/GaAlAs), in which the electron effective mass mismatch was taken into account. It is shown that the effect of electron effective mass mismatch on the electron phonon scattering rate is notable.
