摘要
论述了近年来国内外GaN材料的最新研究热点和应用情况,着重介绍了GaN低维度纳米材料、外延薄膜材料以及体单晶的常规制备技术;讨论了未来氮化镓材料的研究方向;从不同GaN材料的制备技术路线、合成原理及结晶特性,评估了各种方法的优缺点和进行产业化推广应用的可行性。
The latest research focus and application of GaN materials at home and abroad has been discussed in this paper. Some preparation techniques of low-dimensional GaN nano-materials, GaN epitaxial thin films and bulk GaN single crystal were focused, and future directions of GaN research were discussed. Focused on the preparation of various GaN materials technology roadmap, synthetic principle and crystallization characteristics, the advantages and disadvantages of various methods and the promotion of industrializa- tion and the feasibility of application were evaluated.
