摘要
传统引线键合装备,分为球焊设备和楔焊设备,两者使用不同的换能器,不同种类劈刀,不同的焊接形式。通过对两种设备原理以及市场需求分析,设计一种球-楔焊一体机,满足球焊和楔焊两种焊接形式,有利于引线键合技术发展。
There are two different devices which using different Ultrasonic Transducers, Bonding Tools and Bonding Processes in the traditional wire bonding technology. They are ball bonding and wedge bonding equipment. In this paper,with the analyzes of the two devices and market demand, Design a ball-wedge bonding machine to meet the ball and wedge boding forms. And it is conducive to the development of Wire bonding technology.
