摘要 扭摆式硅微加速度计是一种用于测量运动物体加速度的微型惯性器件 ,在许多领域都有极其广泛的应用 ,是当今微米 /纳米技术发展的一个主要方向。本文论述了结构组成 ,分析了工作机理 ,探讨了提高灵敏度的途径 ,最后给出了制造工艺和测试结果。 The pendulous silicon miniature accelerometer is a miniature inertial instrument applied for measuring the acceleration of the moving objects.It plays an important role in many fields.Also it is the trend of the micro/nanometer technology development.The paper describes its structural components, analyses its principle of operation, and discusses the method of improving its sensitivity.Lastly,the fabrication processes and test results are given.
