摘要
在11K-80K温度范围内研究了用MBE生长的ZnTe/Zn1-xMnxTe超晶格样品的光致发光光谱、光调制反射谱和拉曼散射谱.在考虑了样品中晶格失配所致的应力效应后对激子能级进行了理论计算,并讨论了导带偏移Qc和平均晶格常数的取值对计算结果的影响,还研究了x值对轻、重空穴激子能级位置的影响.在拉曼散射实验结果中不仅观测到高阶声子(6阶)。
The photoluminescence, photoreflectance and Raman spectra of ZnTe/Zn 1 x Mn x Te superlattice samples grown by MBE technique were studied from 11 to 80K.Excitonic subband energy levels were calculated, in which the strain effects due to lattice mismatch were taken into account.The effects of conduction band offset ratio Q c,x value and average lattice constant on the excitonic energy levels were discussed. Multi phonon spectra up to six order phonon overtone and the combination modes of optical phonons between wells and barriers and in barriers were observed by Raman spectra.
