微腔半导体激光器的激射机制、瞬态响应及其在光纤通信中计算机模拟

The Excitation Mechanism and Transient Characteristics of Semiconductor Micro-Cavity Lasers and Its Computer Simulation in Fiber Communication

摘要 通过速率方程分析微腔激光器稳态、瞬态特性,发现在增强自发发射因子的微腔激光器,加速了载流子的积累,促进了激光输出,随着注入电流的增加.光增益作用增强,激光器由自发发射向振荡放大机制转化;在阶跃电流调制下,增大自发发射因子可以减弱或消除张弛振荡,提高响应速率,在脉码调制下,眼图张开面积随自发发射因子增大而变大,有利于高速光互联;最后模拟了微腔激光器作为光源的光纤通信系统,给出10Gbit/s传输60km的接受眼图。 The steady and transient characteristics of micro-cavity lasers were analyzed using rate equations. It is proved that the carry accumulation and laser output will be strengthened, in spontaneous emission enhancement micro-cavity lasers. Modulated by a step current, the spontaneous emission enhancement would weaken or eliminate relaxation oscillation and improve response frequency of the lasers. It is learnt that the area of the eye diagram would enlarge with spontaneous emission increasing, which would open vast vistas in optical connection. Also, the fiber communication with the laser as light resource was simulated. The received eye diagram, after 10 Gbit/snumerical coding translate 60 kilometers is given.
