摘要
提出了一种基于PSPICE4.02软件的管道优化技术和GaAs FET的实测小信号S参数,应用约束优化技术提取其物理模型参数.利用该参数设计制作了3.7GHz-2GHz GaAsFET址大器,并给出了设计实例和测试结果.
Based on PSPICE 4.02 software, a pipe optimization technique and the extraction procedure for the parameters of GaAs FET models are presented. According to the experimental data of small signal S parameters of GaAs FET, the parameters of its physical model are extracted by constraint optimization, therefore, the GaAs FET amplifier can be designed. A design example of 3.7 - 4.2GHz GaAs FET amplifier and its experimental results are given to illustrate the application.
