摘要
主要研究了快速热处理 ( RTP)对大直径直拉 ( CZ)硅片的清洁区 ( DZ)和氧沉淀的影响 .通过在 Ar、N2 、O2 三种不同气氛中 ,在不同温度下 RTP发现在大直径 CZ硅片中氧沉淀的行为及 DZ的宽度与 RTP的温度、气氛有很大关系 .在实验的基础上 ,讨论了在大直径 CZ硅中 RTP对氧沉淀和 DZ的影响机理 .
The effects of rapid thermal process (RTP) on the DZ and oxygen precipitation of large diameter Czochralski silicon are investigated.After RTP in different ambient and at different temperature,it is found that the behavior of oxygen precipitation and denuded zone (DZ) is determined by the temperature and ambient of RTP.Based on the facts,the effect mechanism of RTP on the oxygen precipitation and DZ is discussed in CZ silicon wafer.
