摘要
为了提升2维MoS_(2)光电探测器的响应度、响应速度和响应光谱范围,利用电化学工作站向MoS_(2)块体中插入四庚基阳离子,采用超声辅助剥离工艺获得了高质量的多层MoS_(2)纳米片,并通过旋涂方法制备MoS_(2)光电探测器,在MoS_(2)纳米片上修饰具有双重等离激元共振模式的金纳米棒(Au NRs)来增强入射光与光吸收层的相互作用,提升其光电探测性能与宽光谱响应能力。结果表明,MoS_(2)/Au NRs光电探测器的响应度从2.4×10-3 A/W提高到0.484 A/W,响应时间从50 ms提升到20 ms。上述工作对于简化光电探测器的制备流程,优化新型光电探测器的结构,扩展探测器的可探测光谱范围具有重要意义。
In order to enhance the responsivity,response speed and response spectral range of 2-D MoS_(2)photodetectors,high-quality multilayer MoS_(2)nanosheets were prepared by inserting tetrahexyl ammonium chloride(THA+)into bulks MoS_(2)through an electrochemical workstation and ultrasound-assisted exfoliation process.Thereafter,the MoS_(2)photodetectors were prepared by the spin-coating the prepared MoS_(2)nanosheets on the substate.Subsequently,the detector was modified by the Au nanorods(Au NRs)with double plasmon modes to further enhance the interaction between the photo sensing layer and the incident light.Experimental results show that the responsivity of the MoS_(2)/Au NRs photodetector is improved from 2.4×10-3 A/W to 0.484 A/W,and the response time is boosted from 50 ms to 20 ms.In summary,this work not only provides a facile and effective method to expandthe detectable spectral range of the photo detector,but also improve the performance of the photo detector.
