摘要
单片微波集成电路(MMIC)中集总元件和MESFET管的模型是微波电路CAD的关键,在确定电路模型后,为要进行正确的设计,还必须知道模型中各元件的参数.在给出了MMIC集总元件9种可能的等效电路形式,已知S参数与频率的关系后,可以确定集总元件应选用的最佳等效电路形式;推导了由S参数提取上述集总元件和管芯等效电路中各元件参数的方法,编制了相应的程序.为确保计算得到的各元件值的误差最小,在程序中用最小二乘法对计算结果进行了优化处理;推导了各参数在最小二乘意义下的最佳值;对各元件的计算结果分别进行了高精度的搜索比较,以使计算结果有最小偏差.
In Monolithic Microwave Integrated Circuit(MMIC) technology, the models of lumped
elements and MESFET's chip are the key for microwave circuit CAD. In addition to the model
formation, the parameters of the elements in the equivalent circuit should be known for desining
MMIC. Nine types of the equivalent circuits for the lumped elements in MMIC have been
described and a method for extracting the parameters of the elements is also derived.
Corresponding programs has been made. By using these programs, a best suitable equivalent
circuit can be determined. For reaching a minimum error, the calculated results are optimized
with Least Square Method(LSM). Comparison of the calculated results to the experimental data
shows that this method will result in a high precision.
