摘要
本文从接触式光刻技术的角度出发 ,对引起光刻掩模版局部损坏的可能原因进行分析 ,并根据遇到的具体情况 ,提出改进方法 ,开发新的生产工艺技术 ,使接触式光刻机掩模版的寿命有了很大的提高 。
The possible reason of mask damage in contact photolithography is analyzed in the paper,an improvement method to delay the life of mask service is proposed,it is of great importance to increase the yield and to decrease the cost of production.
