Extraction of varactor model parameters based on advanced design system

摘要 研究了变容二极管的-特性,采用曲线拟合的方法,完成其在1 GHz工作频率下模型参数的提取.为了拟合更加准确,在-特性曲线上读取了6级(,)值,并用ADS软件分别进行多次随机仿真和梯度仿真.用提取的参数建立了变容二级管的电路模型.最后,用此模型设计了一款压控振荡器,测试结果与理论值相吻合. C-V characteristics of varactor are studied.Model parameters of varactor from C-V characteristics are extracted by means of curve-fitting method.To get accurate fitting curve,six(C,V)value from C-V characteristic curve are read out and random and gradient simulation using ADS software are made time and again.Equivalent circuit model of varactor is made using the parameters extracted.At last,a VCO was designed with the model.Result shows that the performance well matches the target.
