摘要
采用改进的Lee-Low-Pins变分方法研究纤锌矿GaN/AlN量子阱材料中磁极化子能级,给出纤锌矿GaN/AlN量子阱中磁极化子基态能量随阱宽L和外磁场强度B的变化关系.计算中考虑了纤锌矿GaN/AlN量子阱中长波光学声子模的各向异性和电子与长波光学声子之间的相互作用.为了定量分析和对比,计算了闪锌矿GaN/AlN量子阱中磁极化子基态能量.
In this paper,the energy levels of magnetopolaron in the wurtzite GaN /AlN quantum well structure are studied by using Lee-Low-Pines(LLP) variational method.The ground state energy in wurtzite GaN/AlN quantum well structure are calculated as a function of well width L and adscititious magnetic field B.In numerical calculation,anisotropy of the optical phonon modes in wurtzite GaN/AlN quantum well and interaction of electron-phonon was considered.For the qualitative analysis and comparition,the energy of magnetopolaron in zinc blende GaN/AlN quantum well are calculated.
