镀镍钨铜与银铜焊料钎焊工艺的研究 被引量:2

The Research on Brazing Process betweeen W-Cu Heat Sink with Plated Nickel and Silver-copper Solder

摘要 在金属-玻璃管壳封装中,由于玻璃绝缘子对氢气敏感,在焊接管壳的底座时采用氮气而非氢气作为保护性气氛。针对氮气的钎焊条件,研究了不同钎焊温度、时间对镀镍钨铜与银铜焊料浸润性的影响,并观察其界面微观组织结构。结果表明:银铜焊料与镀镍钨铜材料在较宽的温度范围内浸润性良好,最佳钎焊温度为820℃,最佳钎焊时间为5min。钎焊界面的微观组织表明,镀镍钨铜材料与银铜焊料焊接界面平整,结合紧密,没有出现孔洞、裂纹等缺陷。 It is investigated that the effects of brazing temperature and brazing time on the wettability of W-Cu heat sink plating nickel with AgCu solder under N2 gas atmoephere. The result shows that the most suitable process is with 820℃ brazing temperature and 5 minutes brazing time under N2 gas atmoephere. The wettability of the base and solder is acceptable and the brazing interface shows strong adhesion and no defects such as holes and crack.
