摘要
介绍了新型功率器件MCT的基本特点与结构。利用开发出的MCT计算机辅助设计软件,模拟MCT的静态、动态特性,优化了MCT的结构参数。根据工艺模拟结果,编制MCT的制造工艺流程,研制出2.7A/5OOV的样片,其开通时间为200ns,关断时间为4μs。
篢he advantages and structure of a new power device-M0S-controlled thyristor(MCT) are introduced. A programme of CAD for MCT is developed, which can simulate thestatic and transient properties of MCT and optimize the parameters of the structure. Accordingto the simulated results the technological process is designed and a prototype of 2. 7 A / 50O VMCT is fabricated, its turn-on time being 2OO ns, the turn-off time 4μs.
