摘要
本文提出了一种新型的BOA(BifurcationOptiqueActive)型电光开关结构。该结构采用了低传输耗损的SOI(SilicononInsulator)材料和高注入效率的电学注入方法。本文根据双模干涉机理和等离子体色散效应分析了这种开关的电光调制机理,根据大注入效应和双注入效应分析了这种开关的电学性质;并根据大截面单模脊形波导理论和上述分析,对这种开关的结构参数和电学参数进行了优化设计,其开关电流密度为102A/cm2量级。
A new structure of BOA (BOA-Bifurcation Optique Active) electro-optic switch is proposed in this paper. where a SOI (Sition-on-Insulator) material with low optical transmisson loss and a electric injection pattern with large injection efficiency are used. The electro-optical modulation mechanism of the BOA switch is investigated by using doubel-mode interference mechanism and plasma dispersion effect. The electrical characteristics of the BOA switch is analysed by using the dual-injection effect and the large injection effect. Based on this analysis and the theory of large cross-section single-mode ridge waveguides, structural and electrical parameters of the switch are optimized.
