摘要
我们研制了GaAs/GaAlAs多量子阱pin结构的SEED器件。分析了器件的光电流光谱、光电流-电压特性。对于如何实现器件光学双稳态工作的有关问题进行了讨论。
A GaAs/GaAlAs Self Electro-optic Effect Device (SEED) with MQW pin structure has
been fabricated. The measurement and analysis of the photocurrent spectrum, photocurrent-voltage
Characteristics and photocurrent bistability are given. A discussion on the realization of its
bistability is also concerned.
