摘要
本文报道GaAs/Al_xGa_(1-x)As短周期超晶格结构中的纵光学声子模的室温Raman散射测量结果。除了限制在GaAs层中的GaAs LO限制模外,我们还首次观测到限制在Al_xGa_(1-x)As混晶层中的类AlAs LO限制模。根据线性链模型,我们把测量到的LO限制模的频率按照q=m/(n+1)(a_0/(2π))展开,给出了Al_xGa_(1-x)As混晶的类AlAs LO声子色散曲线。
Room temperature Raman scattering studies of longitudinal optical phonon modes inGaAs/Al_xGa_(1-x)As short period superlattices are reported.In addition to the GaAs LO modesconfined in GaAs layers, AlAs-like LO modes confined in Al_xGa_(1-x)As layers were alsoobserved for the first time. Based on the linear chain model, the frequencies of confined LOmodes measured by Raman scattering were unfolded according to q=m/(n+1)(2π/a_0)and bywhich the dispersion curve of AlAs-like LO phonons in Al_xGa_(1-x)As mixed crystal was obtainedfor the first time.
