多量子阱的声子喇曼散射理论

摘要 近年来多量子阱的声子喇曼散射,在实验方面已有许多富有成果的工作。为了提供系统的理论基础,推动实验的进一步深入,我们系统地研究了多量子阱喇曼散射的微观理论。本文将介绍理论的部分内容,侧重说明理论基础和讨论区别于体材料最具特色的一些结果。 在微观理论中,最便于表征喇曼散射的是喇曼张量(以下具体讨论Stokes散射): A microscopic theory has been worked out for phonon Raman scattering in multiple quantum wells. The present report on the theory starts with a presentation of the basic features of the electron and hole subband wave functions in quantum wells.Then expressions recently derived for confined bulklike modes of optic vibrations in superlat-ticcs are introduced. Detailed discussion of Raman scattering is restricted to Frohlich interaction induced scattering by LO-modes. How to derive the rules regarding pola-rizationj phonon parity and scattering mechanism is detailed by illustrating certain special cases. A special discussion of the Frohlich interaction induced scattering shows that, although no longer forbidden in quantum well systems, its strength is derived entirely from such specific features of quantum well wave functions as heavy and light hole mixing and penetration of carrier wave functions into the barriers. This is illustrated by numerically calculated results for both an infinite barrier model and a finite barrier model.
