摘要
以炭黑和SiO2微粉为原料,利用双重加热炉合成了碳化硅晶须,提出了合成工艺的优化参数。研究表明:以Fe2O3为催化剂,原料SiO2:C=1.5:1,在较低合成温度1250℃、较低合成时间1.5h内可以获得平均直径为0.6μm、平均长度为30μm、生成率达80%的碳化硅晶须;碳化硅晶须的合成主要遵循气-液-固生长机理。
Silicon carbide whiskers were synthesized used carbon black and SiO2 powder as raw material by doubleheating technique and the optional parameters were suggested. The results indicate that silicon carbide whiskers with the diameter of 0.6μm and length of 30μm and high yield of 80% can be synthesized using Fe2O3 as catalyst at a lower temperature of 1250℃ and a shorter time of 1.5h,and the optimal ratio of SiO2/C is 1.5 : 1. And the main way for whiskers' growth in thistudg is VLS mechanism.
