摘要
用两次液相外延制备了1.5μm InGaAsP/InP脊型波导分布反馈激光器.室温下无扭折直流光功率超过6mW,阈值电流为34mA,单面外微分量子效率高达33%.在室温附近的稳定单纵模工作温度范围超过43℃,波长温度系数为0.9A/K.在1.6mW输出光功率下的静态线宽为60MHz.在1GHz正弦调制下仍为单纵模输出.
Ridge-waveguide(RW) DFB lasers emitting at λ_g=1.52μm by two-step LPE have beenfabricated.Output power exceeding 6 mW wi hout kink was obtained in CW operation atroom temperature.The CW threshold current of 34 mA and differential quantum efficiencyof 33 percent/facet were achieved at room temperature.The temperature range of stable singlelongitudinal mode operation was 43 deg. from 2 to 45℃. Tlie static spectral linewidth was60 MHz at 1.6 mW output power.The modulation characleristic was measured up to 1 GHzwith modulation depth of 50%.
