脊形波导大功率发光二极管

High Power Ridge Waveguide Light Emitting Diode

摘要 采用自对准工艺制作的分段吸收式脊形波导结构发光二极管,在出光面蒸镀λ/4介质增速膜,以增大器件的自发辐射分量,增大器件耦合效率。光束发散角小。用标准单模光纤耦合后,在25℃、100mA下的光功率大于20μw,最大可达50μw。用70支器件在50、80、120℃及150mACW条件下进行加速老化寿命试验,在测试3550h后,共计248500器件小时,没有一支器件失效,器件性能稳定可靠。用测试结果可计算出RWGLED的25℃、150mACW的平均寿命为1.2×106h,其退化激活能Eα=0.48eV。 The self-aligned processing technology is adopted to make seperated absorbing ridge waveguide (RWG) light emitting diode,and a λ/4 dielectric film is coated on the front surface to increase spontaneous emitting composition in the light output and fibre coupling efficiency. High power RWG LED made by these technologies has relative small lightbeam divergence angle and more than 20μW light output power, maximum 50μW, are got from the coupled standard single-mode fibre under 25C and 100mA DC drive current. 70 devices are taken to carry out the h fetest under 50,80, 120℃ and 150mA CW drive current, almost 248 500 device hours are tested. According to the life test results,we can get 1. 2×106 h of lifetime under the condition of 25C ambient temperature and 150mA drive current,and the degenerate activated energy is Ea=0. 48eV.
