摘要
超高速 ps 光电探测器,主要指响应时间 t<100ps 的 PIN—PD、APD 及其带 FET 前置放大器的混合接收组件。本文主要介绍美国、日本、英国等研制的1.3~1.6μm 光纤通信系统用 ps 光电探测器结构、制作工艺、器件特性和发展概况,同时给出这些 ps 光电探测器试用于数 Gb/s 高速数字光纤通信系统的结果。
The ultrahigh speed photodetectors are PIN-PD's,APD's and their mixing receiver modules complete with FET preamplifier,which have the response time less than 100ps.The structures,process,characterizations and developmental states of ps photodetectors for 1.3~1.6μm optical fibre communication systems de- veloped by USA,Japan,UK etc are presented emphatically.Meanwhile,the results of these ps photodetectors used in several Gb/s high speed data optical fibre commu- nication systems are given.
