摘要
本文给出一个完整的ＰＩＮ光电二极管（ＰＤ）电路模型。该模型适于在开发ＯＥＩＣ电路模拟软件中采用．它可用于直流、交流、瞬态分析．该模型的有效性通过与已报道的实验结果进行比较得到证实。
A complete model of PIN-PD is presented in this paper.This model can be used to develop OEIC CAA program for DC,AC and transient analysis.The results from this model for an InGaAs/InP PIN-PD agree well with the reports.
