The use of electrochemical-metallization-based volatile threshold switching selectors in cross-point arrays has been widely explored owing to their high on-off ratios and simple structure.However,these devices are unsuitable for cross-point architectures because of the difficulty in controlling the random filament formation that results in large fluctuations in the threshold voltage during operation.In this study,we investigated the unidirectional threshold transition characteristics associated with an Ag/GST/HfO_(x)/Pt-based bilayer selector and demonstrated the occurrence of a low leakage current(<1×10^(-11) A) and low distribution of the threshold voltage(Δ0.11 V).The bilayer structure could control the filament formation in the intermediate state through the insertion of an HfO_(x) tunneling barrier.By stacking a bilayer selector with NiO_(x)based resistive random-access memory,the leakage and programming currents of the device could be significantly decreased.For the crossbar array configuration,we performed equivalent circuit analysis of a one-selector oneresistor(1S1R) devices and estimated the optimal array size to demonstrate the applicability of the proposed structure.The maximum acceptable crossbar array size of the 1S1R device with the Ag/GST/HfO_(x)/Pt/Ti/NiO_(x)/Pt structure was 5.29×10^(14)(N^(2),N=2.3×10^(7)). 展开更多

Today’s explosion of data urgently requires memory technologies capable of storing large volumes of data in shorter time frames,a feat unattain-able with Flash or DRAM.Intel Optane,commonly referred to as three-dimensional phase change memory,stands out as one of the most promising candidates.The Optane with cross-point architecture is constructed through layering a storage element and a selector known as the ovonic threshold switch(OTS).The OTS device,which employs chalcogenide film,has thereby gathered increased attention in recent years.In this paper,we begin by providing a brief introduction to the discovery process of the OTS phenomenon.Subsequently,we summarize the key elec-trical parameters of OTS devices and delve into recent explorations of OTS materials,which are categorized as Se-based,Te-based,and S-based material systems.Furthermore,we discuss various models for the OTS switching mechanism,including field-induced nucleation model,as well as several carrier injection models.Additionally,we review the progress and innovations in OTS mechanism research.Finally,we highlight the successful application of OTS devices in three-dimensional high-density memory and offer insights into their promising performance and extensive prospects in emerging applications,such as self-selecting memory and neuromorphic computing. 展开更多

To increase efficiency and improve performance, reducing cost and emissions, advanced single crystal Ni-based superalloys are required in aerospace propulsion and power generating gas turbines. With the development of alloy, significant improvements in casting techniques have been achieved by introducing the directionally solidified (DS) casting process followed by single crystal (SX) technique. The deviation of preferred orientation of single crystal superalloys is one of the most important defects in casting. In directional solidification equipment with high temperature gradient, single crystal specimens of DZ417G alloy were prepared successfully by the modified Bridgeman method with spiral grain selector. The orientation was investigated by means of X-ray diffraction (XRD) and electron backscattered diffraction (EBSD).The results show that the crystal selector with a smaller angle can effectively reduce the deviation of preferred orientation. 展开更多

为了有效提升光网络交换能力,研发性能优良的光学逻辑器件(基础的光学逻辑门器件、组合逻辑器件和时序逻辑器件)是很有必要的。基于线性电光调制理论和偏振转换提出一个新颖的方案,实现了快响应的光学数据选择器。通过计算周期性极化铌... 为了有效提升光网络交换能力,研发性能优良的光学逻辑器件(基础的光学逻辑门器件、组合逻辑器件和时序逻辑器件)是很有必要的。基于线性电光调制理论和偏振转换提出一个新颖的方案,实现了快响应的光学数据选择器。通过计算周期性极化铌酸锂晶体输出光的偏振双稳态的演变可知,当外加电场为11 kV/mm时,x偏振光占据主导地位,y偏振光被抑制;如果外加电场等于25 kV/mm,y偏振光占据主导地位,x偏振光被抑制。基于上述明显的偏振转换行为,把光注入振幅和外加电场分别调制为光逻辑输入和控制逻辑信号,利用均值比较机制解调周期性极化铌酸锂晶体输出的光而获得逻辑输出,实现了运算速度高达10 Tb/s的快速率光学数据选择器。通过研究噪声对逻辑输出的影响发现,在噪声强度高达5.61×10^(9)的情形下,逻辑输出依然不会产生误码,表明所实现的数据选择器具有良好的抗噪声性能。 展开更多

在“双碳”目标和加速构建新型电力系统的大背景下,对配电网系统的容量和灵活性有着更高的要求。智能软开关的应用推动了配电网柔性互联的发展。针对适应低碳技术目标下柔性互联配电网容量提升以及系统运行成本优化问题,提出一种混合多... 在“双碳”目标和加速构建新型电力系统的大背景下,对配电网系统的容量和灵活性有着更高的要求。智能软开关的应用推动了配电网柔性互联的发展。针对适应低碳技术目标下柔性互联配电网容量提升以及系统运行成本优化问题,提出一种混合多端智能软开关(混合MT-SOP)技术和圆锥混合整数优化方法。首先,将可行的功率转移轨迹绘制为设备能力图,通过多端馈线转换开关与不对称AC/DC转换器的组合,实现三终端混合MT-SOP之间可转移功率容量提高50%。其次,设计了一种考虑网络损耗和转换器损耗的圆锥混合整数优化方法,以确定最佳设备配置与功率传输。最后,在IEEE 33节点测试网络上对典型案例进行验证,实验结果表明,与同等大小的传统MT-SOP相比,混合MT-SOP技术将转换器的利用率提高了33%,系统损耗降低了13%,实现了柔性互联配电网成本优化及灵活性提高。 展开更多

It is of great importance to further investigate grain selection mechanism for the production of single crystal(SX) turbine blade because a single crystal with optimized crystal orientation will enhance service performance of the blade severely.In this paper,single crystals with different deviation angles,i.e.6°,12° and 29°, were obtained using directional solidification under the same casting conditions.It has been found that the grain selection in spiral selector is a coupling process where high order dendrites branch in the front side and primary dendrites disappear in the back side based on the metallographic analysis and electron back scatter diffraction(EBSD).Considering the development of liquid/solid interface by numerical simulation,a combination effect with space expansion,geometrical restriction and grain competition was proposed for spiral grain selection.The space expansion mechanism dominates the process as it provides growth space and driving force for high order dendrites advancing.Thereby,the smaller the take-off angle(θ) is,the larger space and the stronger driving force high order dendrites will get,and the higher efficient the selector will be. The competitive growth between the secondary dendrites plays more contribution than that of primary dendrites,i.e.grain with preferred secondary dendrites instead of preferred primary dendrites could outcompete during grain selection,and this is the reason why spiral grain selector cannot optimize the orientation of the primary dendrites.These findings provide experimental evidence for spatial control of SX growth,and benefit the sophistic casting fields such as turbine blade casting for improved yield. 展开更多

The single crystal of nickel-base super alloy is widely used for making turbine blades.The microstructure of the alloy,especially the deviation of preferred orientation of single crystal,possesses the most important effects on the mechanical properties of the blades.In this study,the single crystal ingot and blade of DZ417G alloy are prepared by means of the spiral crystal selector as well as the directional solidification method,and the effect of the parameters(i.e.,the shape of samples,the withdrawal rate)and the structure of the spiral crystal selector on the formation of single crystal and the crystal orientation are investigated.This method can prepare not only the single crystal ingot with simple shape but also the single crystal blades with the complex shape,the simple with rod-shape can form the single crystal easily with a relatively fast withdrawal rate,but the blade with complex shape requires much slower withdrawal rate to form single crystal.The length of the crystal selector almost has no effect on the crystal orientation.However,the angle of selector plays an obvious role on the orientation;the selector with a smaller angle can effectively reduce the deviation of preferred orientation;the appropriate angle of selector to obtain optimal orientation is found to be around30°and the deviation of preferred orientation is about30°for this selector. 展开更多

The impact of the variations of threshold voltage(V_(th))and hold voltage(V_(hold))of threshold switching(TS)selector in1 S1 R crossbar array is investigated.Based on ON/OFF state I–V curves measurements from a large number of Ag-filament TS selectors,V_(th)and V_(hold)are extracted and their variations distribution expressions are obtained,which are then employed to evaluate the impact on read process and write process in 32×321 S1 R crossbar array under different bias schemes.The results indicate that V_(th)and V_(hold)variations of TS selector can lead to degradation of 1 S1 R array performance parameters,such as minimum read/write voltage,bit error rate(BER),and power consumption.For the read process,a small V_(hold)variation not only results in the minimum read voltage increasing but it also leads to serious degradation of BER.As the standard deviation of V_(hold)and V_(th)increases,the BER and the power consumption of 1 S1 R crossbar array under 1/2 bias,1/3 bias,and floating scheme degrade,and the case under 1/2 bias tends to be more serious compared with other two schemes.For the write process,the minimum write voltage also increases with the variation of V_(hold)from small to large value.A slight increase of V_(th)standard deviation not only decreases write power efficiency markedly but also increases write power consumption.These results have reference significance to understand the voltage variation impacts and design of selector properly. 展开更多
