A novel groove-type channel enhancement-mode AlGaN/GaN MIS high electron mobility transistor(GTCE-HEMT)with a combined polar and nonpolar AlGaN/GaN heterostucture is presented. The device simulation shows a threshold voltage of 1.24 V, peak transconductance of 182 m S/mm, and subthreshold slope of 85 m V/dec, which are obtained by adjusting the device parameters. Interestingly, it is possible to control the threshold voltage accurately without precisely controlling the etching depth in fabrication by adopting this structure. Besides, the breakdown voltage(VB) is significantly increased by 78% in comparison with the value of the conventional MIS-HEMT. Moreover, the fabrication process of the novel device is entirely compatible with that of the conventional depletion-mode(D-mode) polar AlGaN/GaN HEMT. It presents a promising way to realize the switch application and the E/D-mode logic circuits. 展开更多

There is limited information about the influence of slow or controlled release fertilizer(S/CRF) on rice yield and quality. In this study, japonica rice cultivar Nanjing 9108 was used to study the effects of three different S/CRFs(polymer-coated urea(PCU), sulfur-coated urea(SCU), and urea formaldehyde(UF)) and two fertilization modes(both S/CRF and common urea(CU) as basal fertilizer, S/CRF as basal and CU as tillering fertilizer) on rice yield and quality. CU only was applied separately as control(CK). Results showed that, rice grain yield, chalky kernel rate, chalky area, overall chalkiness, and the content of gliadin, glutenin, and protein, all showed the trends of UF〉PCU〉SCU within the same fertilization mode, and showed the trends of S/CRF as basal and CU as tillering fertilizer〉both S/CRF and CU as basal fertilizer within the same type of S/CRF. In contrast, the contents of amylose, amylopectin, and starch, as well as taste value, and peak and hot viscosity showed trends of SCU〉PCU〉UF, and the trends of both S/CRF and CU as basal fertilizer〉S/CRF as basal and CU as tillering fertilizer. Among S/CRF treatments and fertilization modes, taste values of cooked rice were positively correlated with amylose, amylopectin, and starch contents, as well as gel consistency, peak viscosity, hot viscosity, and cool viscosity, while negatively correlated with globulin, gliadin, glutenin, and protein contents. The types of S/CRF and fertilization modes are important for improving rice yield and quality. Compared to CK, higher yield and similar quality of rice was achieved with UF as basal and CU as tillering fertilizer, and similar yield with improved appearance and eating and cooking quality of rice was achieved with either both UF and CU as basal fertilizer, or PCU as basal and CU as tillering fertilizer. 展开更多

Average power up to 16 W is obtained at the repetition rate of 58 MHz, and the pulse duration is compressed to 182 fs with a grating-pair compressor. A theoretical model is developed for calculating the eigenmodes of the multi-gap resonant cavity. The structure of concern is a kind of ladder-type circuit, offering the advantages of easy fabrication, high characteristic impedance (R/Q), and thermal capacity in the millimeter wave to THz regime. The eigenfunction expansion method is used to establish the field expressions for the gaps and the coupling region. Then, the match conditions at the interface are employed, which leads to a group of complicate boundary equations in the form of an infinite series. To facilitate the mathematical treatments and perform a highly efficient calculation, these boundary equations are transformed into the algebraic forms through the matrix representations. Finally, the concise dispersion equation is obtained. The roots of the dispersion equation include both the axial modes in the gaps, which include the fundamental and the high-order modes, and the cavity modes in the coupling region. Extensive numerical results are presented and the behaviors of the multi-gap resonant cavity are examined. 展开更多

Based on a redundant actuation structure, a novel type-2 adaptive fuzzy fault tolerant control scheme is proposed using sliding mode control. Two adaptive type-2 fuzzy logic systems are used to approximate the unknown functions, whose adaptation laws are deduced from the stability analysis. The proposed approach allows to ensure good tracking performance despite the presence of actuator failures and external disturbances, as illustrated through a simulation example. 展开更多

Controlling chaos based on a novel intelligent integral terminal sliding mode control in a rod-type plasma torch

An integral terminal sliding mode controller is proposed in order to control chaos in a rod-type plasma torch system.In this method, a new sliding surface is defined based on a combination of the conventional sliding surface in terminal sliding mode control and a nonlinear function of the integral of the system states. It is assumed that the dynamics of a chaotic system are unknown and also the system is exposed to disturbance and unstructured uncertainty. To achieve a chattering-free and high-speed response for such an unknown system, an adaptive neuro-fuzzy inference system is utilized in the next step to approximate the unknown part of the nonlinear dynamics. Then, the proposed integral terminal sliding mode controller stabilizes the approximated system based on Lyapunov's stability theory. In addition, a Bee algorithm is used to select the coefficients of integral terminal sliding mode controller to improve the performance of the proposed method. Simulation results demonstrate the improvement in the response speed, chattering rejection, transient response,and robustness against uncertainties. 展开更多

立足新型生产方式剖析数字文明的逻辑前提,有助于揭示数字时代社会变迁的内在机理,并为未来文明形态的发展提供洞见。从历史唯物主义视角审视,生产方式与文明形态之间并非单向决定论,而是表现为双向的辩证统一,既需要强调生产方式对文... 立足新型生产方式剖析数字文明的逻辑前提,有助于揭示数字时代社会变迁的内在机理,并为未来文明形态的发展提供洞见。从历史唯物主义视角审视,生产方式与文明形态之间并非单向决定论,而是表现为双向的辩证统一,既需要强调生产方式对文明形态的根本性作用,也需要把握文明形态对生产方式的能动反作用。当前,历史合力推动新型生产方式出场,为数字文明奠定了逻辑前提,二者在实践中展现出深刻的内在关联。同时,新型生产方式是新质生产力与新型生产关系的总和。一方面,新质生产力夯实了数字文明的发展基石,表现为生产要素的革新为数字文明的范式生成构筑物质性根基、算法传播的发展为数字文明的形式变迁厚植技术性支撑、人工智能的应用为数字文明的内容转换提供生产性前提。另一方面,新型生产关系激发了建设数字文明的主体自觉,表现为生产关系的转型与主体利益诉求重构,推动个体从“数字附庸者”逐步转向“文明共建者”,而主体自觉性的持续深化进一步引导着数字文明的未来走向。 展开更多

利用Type 0092丝状菌不易引发污泥恶性膨胀的特点,本实验采用实际生活污水,以SBR反应器接种短程硝化污泥,考察了短程硝化状态下启动Type 0092丝状菌污泥微膨胀的特性,研究了系统启动与维持期间的污泥沉降性能、亚硝酸盐积累率(NAR)、污... 利用Type 0092丝状菌不易引发污泥恶性膨胀的特点,本实验采用实际生活污水,以SBR反应器接种短程硝化污泥,考察了短程硝化状态下启动Type 0092丝状菌污泥微膨胀的特性,研究了系统启动与维持期间的污泥沉降性能、亚硝酸盐积累率(NAR)、污染物去除特性以及污泥菌群结构变化情况.结果表明控制DO为0. 3~0. 8 mg·L^-1,F/M(以COD/MLSS计)=0. 24 kg·(kg·d)^-1,按照交替缺氧/好氧模式运行(单周期3次,缺氧∶好氧=20 min∶60 min),能够启动Type 0092丝状菌污泥微膨胀与短程硝化耦合,系统SVI值维持在180 m L·g^-1左右,NAR一直维持在99%左右,COD和TN去除率能够分别提高约13%和5%,相较于传统全程硝化非微膨胀状态曝气量能节省约62. 5%.当交替缺氧/好氧模式变为单周期交替6次,缺氧∶好氧=10 min∶30 min,亚硝酸盐氧化菌(NOB)的活性会恢复,使短程硝化被破坏;低溶解氧、交替缺氧/好氧、低负荷是实现Type 0092丝状菌污泥微膨胀的关键因素,当负荷(以COD/MLSS计)大于0. 25 kg·(kg·d)^-1时,仅靠低溶解氧和间歇曝气无法维持污泥微膨胀状态. 展开更多

频繁换挡时车辆车速变换频繁导致其变速器驱动输出转矩产生剧烈波动,使得换挡的平顺性不佳,为此提出一种电控机械式自动变速器STM32单片机控制方法。先设计STM32单片机实时控制框架,完成变速器驱动电机状态信号的实时采集,并借助RS232... 频繁换挡时车辆车速变换频繁导致其变速器驱动输出转矩产生剧烈波动,使得换挡的平顺性不佳,为此提出一种电控机械式自动变速器STM32单片机控制方法。先设计STM32单片机实时控制框架,完成变速器驱动电机状态信号的实时采集,并借助RS232串口通信传入PC端;然后设计变速器驱动电机控制电路,完成PWM脉冲信号占空比调整设计;最后基于动态滑模控制器构建动态滑模面,通过PWM脉冲信号占空比调节来维持系统的稳定滑模状态,实现电控机械式自动变速器稳定控制。实验结果显示,该方法在选换挡电机角位移控制、电机转矩跟踪控制及电机选换挡控制中响应速度较好,具备出色的抗负载扰动能力和动态恢复能力,应用效果较好。 展开更多

[目的/意义]高校专利权属分布异质性显著,明晰不同权属分布的高校专利的转化模式可为科学评价高校在国家创新体系中的作用提供数据支持与测度依据。[方法/过程]金奖发明专利是我国高价值专利的典型代表,基于第一届至第二十四届中国专利奖的金奖发明专利名单构建小规模全样本开展实证分析。首先,基于专利权人、发明人字段将高校金奖发明专利划分为高校持有和高校创造两种类型。其次,分析不同权属分布的两类高校金奖发明专利在转让、许可、质押三方面的情况。最后,归纳不同权属分布的高校金奖发明专利的主要转化模式。[结果/结论]约15.24%的高校金奖发明专利为高校创造,其专利权人以企业为主,个体次之。29.52%的高校金奖发明专利、22.47%的高校持有金奖发明专利,以及68.75%的高校创造金奖发明专利存在转让/许可/质押记录。高校金奖发明专利转化模式包含转让、许可、校企合作、合作创新、校办企业及其他等多种类型。 展开更多

Tight sandstone gas serves as an important unconventional hydrocarbon resource, and outstanding results have been obtained through its discovery both in China and abroad given its great resource potential. However, heated debates and gaps still remain regarding classification standards of tight sandstone gas, and critical controlling factors, accumulation mechanisms, and devel- opment modes of tight sandstone reservoirs are not deter- mined. Tight sandstone gas reservoirs in China are generally characterized by tight strata, widespread distri- bution areas, coal strata supplying gas, complex gas-water relations, and abnormally low gas reservoir pressure. Water and gas reversal patterns have been detected via glass tube and quartz sand modeling, and the presence of critical geological conditions without buoyancy-driven mecha- nisms can thus be assumed. According to the timing of gas charging and reservoir tightening phases, the following three tight sandstone gas reservoir types have been identified: (a) "accumulation-densification" (AD), or the conventional tight type, (b) "densification-accumulation" (DA), or the deep tight type, and (c) the composite tight type. For the AD type, gas charging occurs prior to reser- voir densification, accumulating in higher positions under buoyancy-controlled mechanisms with critical controlling factors such as source kitchens (S), regional overlaying cap rocks (C), gas reservoirs, (D) and low fluid potential areas (P). For the DA type, reservoir densification prior to the gas charging period (GCP) leads to accumulation in depres- sions and slopes largely due to hydrocarbon expansive forces without buoyancy, and critical controlling factors are effective source rocks (S), widely distributed reservoirs (D), stable tectonic settings (W) and universal densification of reservoirs (L). The composite type includes features of the AD type and DA type, and before and after reservoir densification period (RDP), gas charging and accumulation is controlled by early buoyancy and later molecular expansive force respectively. It is widely distributed in anticlinal zones, deep sag areas and slopes, and is con- trolled by source kitchens (S), reservoirs (D), cap rocks (C), stable tectonic settings (W), low fluid potential areas (P), and universal reservoir densification (L). Tight gas resources with great resource potential are widely dis- tributed worldwide, and tight gas in China that presents advantageous reservoir-forming conditions is primarily found in the Ordos, Sichuan, Tarim, Junggar, and Turpan- Hami basins of central-western China. Tight gas has served as the primary impetus for global unconventional natural gas exploration and production under existing technical conditions. 展开更多

老君庙金矿床是南秦岭造山带中近年新发现的一个中型金矿床,位于公馆和青铜沟两个超大型汞锑矿床之间。金矿化主要赋存于上泥盆统西岔河组碎屑岩-碳酸盐岩中,受地层和构造控制,矿体沿EW向构造破碎带分布,在断裂交汇部位矿化相对集中。... 老君庙金矿床是南秦岭造山带中近年新发现的一个中型金矿床,位于公馆和青铜沟两个超大型汞锑矿床之间。金矿化主要赋存于上泥盆统西岔河组碎屑岩-碳酸盐岩中,受地层和构造控制,矿体沿EW向构造破碎带分布,在断裂交汇部位矿化相对集中。关于金在矿物中的分布规律及矿床类型尚缺乏系统研究。基于野外地质调查、矿相学观察、背散射电子图像(BSE)及电子探针分析(EPMA)等方法,查明老君庙金矿载金矿物的组分特征,判断Au的赋存状态,进而探讨矿床成因类型。研究结果显示,老君庙金矿成矿过程分为沉积成岩期、热液成矿期、表生氧化期等3个期次。热液成矿期的金矿化以微细浸染型为主,可划分为石英+含砷黄铁矿阶段(Ⅰ);石英+含砷黄铁矿+毒砂+闪锌矿阶段(Ⅱ)和石英+方解石阶段(Ⅲ)等3个成矿阶段。含砷黄铁矿和毒砂都是载金矿物,但黄铁矿是主要的载金矿物,沉积成岩期黄铁矿(Py1、Py2)和热液成矿期黄铁矿(Py3、Py4)均含金,热液成矿期黄铁矿含金性明显优于沉积成岩期黄铁矿,且Au、As具有正相关关系。金主要以不可见金形式存在,沉积成岩期黄铁矿中(Py1、Py2)Au主要以纳米金粒(Au^(0))形式赋存;而热液成矿期黄铁矿(Py3、Py4)和毒砂(Apy)中的金以晶格金(Au^(+))的形式赋存。老君庙金矿床的地质特征、成矿地质条件及金的赋存状态等与典型的卡林型金矿床相似,与中国各成因类型金矿的δFe-δS、δFe/δS-As、(Fe+S)-As体系对比,成矿期黄铁矿均落在在卡林型金矿床区域内,其成因类型应归属于卡林型金矿床。 展开更多
