Optimizing solder joint shape is one of effective ways to improve SMT solder joint reliability.In this paper. based on the theorem of minimum potential energy, an energy model of 3 - D solder joint shape is established,and the forma- tion of solder joint is numerically simulated by Surface Ecolver program. On the basis of the prediction of SMT solder joint shape,the mechanical model of analyzing solder joint reliability is established. An elasto - plasto - creep mateial model and its mechanical constitutive equaton are established for SnPb solder alloy, and the stress/strain response of SMT solder joint under thermal cyclical loabing is ana- lyzed with nonlinear 3 - D FEM. The fatigue life of solder joint is predicted according to Coffin- Manson fatigue life model. An integrated system for Predicting and analyzing SMT solder joint shape and reliability(PSAR) is developed.The system can analyze efficiently SMT solder joint reliability with the variation of structural parameters in the joint and give the optimal structure.展开更多

The stress/strain distributions within the solder joints and the maximum plas...The solder joint reliability of a 0.5mm lead pitch, 240-pin quad flat package(QFP) was studied by nonlinear finite element analysis(FEA). The stress/strain distributions within the solder joints and the maximum plastic strain range of the solder joints were determined. Based on the calculated maximum plastic strain range the thermal fatigue life of the solder joints was calculated using Coffin-Manson equation. The influences of shape parameters including volume of solder joint, pad size and stand-off on the thermal fatigue life of the solder joints were also studied. The results show that the stress and strain distribution in the solder joint are not uniform; the interface between the lead and the solder joint is the high stress and strain region; the maximum stress and stain occur at the topmost point where the solder joint intersects with the inner side of the lead. The solder joint cracks should occur firstly at this point and propagate along the interface between the solder and the lead. The solder joint with the pad size of 1.25mm×0.35mm, the stand-off of 0.02mm and the solder volume of 0.026mm^3 has longer fatigue life than that of any others. These optimal parameters have been applied in practice to assemble the 240-pin, 0.5mm pitch QFP.展开更多
Rock joint shape characteristics,waviness and unevenness play essential but distinct roles in shear mechanism of rock joints.This study presents a novel method to generate virtual rock joint profiles with realistic wa...Rock joint shape characteristics,waviness and unevenness play essential but distinct roles in shear mechanism of rock joints.This study presents a novel method to generate virtual rock joint profiles with realistic waviness and unevenness features.Firstly,joint profiles are obtained by 3D laser scanning device.Secondly,quantification of waviness and unevenness is conducted by traditional method,including digital filtering technique and roughness parameter RL.Thirdly,the discrete Fourier transform(DFT)method is employed to analyze the joint outlines.Two representative Fourier shape descriptors(D3,D8)for characterization of waviness and unevenness are suggested.Then,the inverse discrete Fourier transform(IDFT)is adopted to reconstruct the joint profiles with random values of phase angles but prescribed amplitudes controlled by D3 and D8.The traditional method is then applied to the reconstructed joint profiles to examine statistically the relationships between D3 and D8 and parameters RL of waviness and unevenness,respectively.The results show that larger D8 tends to result in larger waviness while higher D3 tends to increase unevenness.Reference charts for estimation of waviness and unevenness with different pairs of D3 and D8 are also provided to facilitate implementation of random joint reconstruction.展开更多

The concept, criterion, realization condition and design proposal of equal bending load-carrying capacity (EBLCC) are put forward. The theoretical analysis results have been verified by the finite element method. The simulation results are coincident basically with the ones of theoretical analysis. The research results show that the shape design of the reinforcement of EBLCC can improve BLCC of under-matched butt joint and the unilateral-side type reinforcement can replace double-side symmetry展开更多

Cold metal transfer with polarity⁃exchanging is a new integrated welding technology based on MIG.Due to the alternation of the positive and negative polarities of the wire,favorable control upon the deposition rate an...Cold metal transfer with polarity⁃exchanging is a new integrated welding technology based on MIG.Due to the alternation of the positive and negative polarities of the wire,favorable control upon the deposition rate and the welding shape coefficient was obtained in order to meet the desired joint design,and the related controlling principles and joint characteristics were reported.Droplet transfer physical behavior exhibited strong dependability on the studied welding parameters,such as welding voltage,welding current,wire feeding speed,and polarity⁃exchanging.This welding technology provides a new way for the welding of body⁃in⁃white(BIW)thin sheet with special demands.Moreover,the typical quality defects of MIG were greatly improved.Our study provides important technical information from the perspective of industrial application of MIG and sheds light on the higher application level of MIG in BIW welding.展开更多
