We investigate the polarization-induced doping in the gradient variation of Al composition in the pAl_(0.75)Ga_(0.25)N/Al_xGa_(1-x)N hole injection layer(HIL)for deep ultraviolet light-emitting diodes(DUV-LEDs)with an ultrathin p-GaN(4 nm)ohmic contact layer capable of emitting 277 nm.The experimental results show that the external quantum efficiency(EQE)and wall plug efficiency(WPE)of the structure graded from 0.75 to 0.55 in the HIL reach 5.49%and 5.04%,which are improved significantly by 182%and 209%,respectively,compared with the structure graded from 0.75 to 0.45,exhibiting a tremendous improvement.Both theoretical speculations and simulation results support that the larger the difference between 0.75 and x in the HIL,the higher the hole concentration that should be induced;thus,the DUV-LED has a higher internal quantum efficiency(IQE).Meanwhile,as the value of x decreases,the absorption of the DUV light emitted from the active region by the HIL is enhanced,reducing the light extraction efficiency(LEE).The IQE and LEE together affect the EQE performance of DUV-LEDs.To trade off the contradiction between the enhanced IQE and decreased LEE caused by the decrease in Al composition,the Al composition in the HIL was optimized through theoretical calculations and experiments. 展开更多

We demonstrate the fabrication of hexagonal nano-pillar arrays at the surface of GaN-based light-emitting diodes (LEDs) by nanosphere lithography. By varying the oxygen plasma etching time, we could tune the size and shape of the pillar. The nano-pillar has a truncated cone shape. The nano-pillar array serves as a gradual effective refractive index matcher, which reduces the reflection and increases light cone. It is found that the patterned surface absorbs more pumping light. To compare extraction efficiencies of LEDs, it is necessary to normalize the photoluminescence power spectrum with total absorption rate under fixed pumping power, then we could obtain the correct enhancement factor of the photoluminescence extraction efficiency and optimized structure. The highest enhancement factor of the extraction efficiency is 10.6. 展开更多

Because of its very low light extraction efficiency(LEE),LED is limited to be widely used under the condition of the internal quantum efficiency which up to 90%.In order to fullfill the design of a more efficient GaN-based blue light LED,the model including deeply etched surface photonic crystals(PhCs)LED is discussed using mode analysis method from light waveguide theory.The distributions of all order modes in GaN layer are obtained by the effective index approximation.The light extraction efficiencies are also calculated by finite-difference time-domain method(FDTD).The emulated results fully coincide with the former analysis.Because the manufacture of the surface photonic crystal is feasible,the work can be very meaningful to design and manufacture the high efficiency GaN-based blue light LED in factory for a large amount. 展开更多

The air gap photonic crystal is embedded on the GaN-based patterned sapphire substrate, which can reduce line misalignment and improve light extraction efficiency. The internal structure of the GaN-based LED epitaxial layer is composed of an electron emission layer, a quantum well in the light-emitting recombination region, and an electron blocking layer. Quantitative determination of modal photon number density spectrum in arbitrary dielectric structures with a quantum emitter

Understanding the photon number statistics of a quantum emitter(QE)interacting with complex photonic environments is fundamental to advances in quantum optics and nanophotonics.We introduce a general theoretical framework for calculating the modal photon number density spectrum(MPNDS)in arbitrary dielectric structures with an embedded two-level QE.We validate our approach by investigating a system composed of a two-level QE and a photonic crystal(PhC)slab with an L3 cavity and a waveguide,finding that the MPNDS exhibits significant changes in both waveguide and background radiative channels as the interaction between the QE and modal field transitions from weak coupling to strong coupling.We observe that the number of photons guided along the waveguide shows a strong dependence on the QE’s transition frequency and transition dipole moment,but demonstrates robustness to the transition dipole moment when the transition frequency approaches the waveguide cutoff frequency.Our work allows for the determination and tailoring of light emission characteristics across diverse radiative channels in complex photonic environments. 展开更多

The effects of coal fly ash size, sulfuric acid concentration, reaction time and reaction temperature on extraction efficiency of aluminum were investigated comprehensively. The phase and morphology of coal fly ash and solid residues after reaction were analyzed by XRD, SEM and IR. The optimal technological conditions for extracting aluminum from coal fly ash were eventually confirmed that coal fly ash with size of 74 μm and sulfuric acid with concentration of 50% are mixed in pressure reaction kettle to react for 4 h at 180 ℃. Under the optimal conditions, the extraction efficiency of aluminum can reach 82.4%. 展开更多

Biochar amendments to soils may alter soil function and fertility in various ways, including through induced changes in the microbial community. We assessed microbial activity and community composition of two distinct clayey soil types, an Aridisol from Colorado (CO) in the U.S. Central Great Plains, and an Alfisol from Virginia (VA) in the southeastern USA following the application of switchgrass (Panicum virgatum) biochar. The switchgrass biochar was applied at four levels, 0%,0, 2.5%, 5%, and 10%, approximately equivalent to biochar additions of 0, 25, 50, and 100 t ha^-1, respectively, to the soils grown with wheat (Triticum aestivum) in an eight-week growth chamber experiment. We measured wheat shoot biomass and nitrogen (N) content and soil nutrient availability and N mineralization rates, and characterized the microbial fatty acid methyl ester (FAME) profiles of the soils. Net N mineralization rates decreased in both soils in proportion to an increase in biochar levels, but the effect was more marked in the VA soil, where net N mineralization decreased from -2.1 to -38.4 mg kg^-1. The 10% biochar addition increased soil pH, electrical conductivity, Mehlich- and bicarbonate-extractable phosphorus (P), and extractable potassium (K) in both soil types. The wheat shoot biomass decreased from 17.7 to 9.1 g with incremental additions of biochar in the CO soil, but no difference was noted in plants grown in the VA soil. The FAME recovery assay indicated that the switchgrass biochar addition could introduce artifacts in analysis, so the results needed to be interpreted with caution. Non-corrected total FAME concentrations indicated a decline by 457o and 34% with 10% biochar addition in the CO and VA soils, respectively, though these differences became nonsignificant when the extraction efficiency correction factor was applied. A significant decline in the fungi:bacteria ratio was still evident upon correction in the CO soil with biochar. Switchgrass biochar had the potential to cause short-term negative impacts on plant biomass and alter soil microbial community structure unless measures were taken to add supplemental N and labile carbon (C). 展开更多

An environmentally benign biodegradable chelant,polyepoxysuccinic acid(PESA),was used to separate heavy metals from sewage sludge from the Shanghai Taopu Wastewater Treatment Plant,China,based on chemical extraction technology.The extraction of chromium(Cr) from sewage sludge with an aqueous solution of PESA was studied under various conditions.It was found that the extraction of Cr using PESA was more efficient than that using ethylenediaminetetraacetic acid(EDTA) and S,S-ethylenediaminedisuccinic acid(EDDS) under similar conditions.PESA was capable of extracting Cr from the sewage sludge,and the extraction efficiency was obviously dependent on both the pH and the concentration of the chelating reagent.The extraction efficiency decreased gradually with increasing pH,and the dependence on pH decreased as the concentration of PESA increased.The extraction efficiency reached 58% under conditions of pH = 4 and a ratio of PESA to total heavy metals of 10:1.The extraction efficiency was maintained above 40% within the pH range from 1 to 7 at the high ratio of PESA to total heavy metals of 10:1.Comparing the contents of heavy metals in the sewage sludge before and after the extraction,it was found that the extracted Cr came mainly from the reducible and oxidizable fractions. 展开更多

Increasing production and disposal of coal fly ash (CFA) is a matter of serious environment concern. However, CFA contains various beneficial metals and mineral matters whose demand is increasing in the industrialized world, while natural supplies are diminishing. Therefore, recovery of these potential resources from CFA can be an alternative way to save mineral resources, as well as to reduce the environmental burden of CFA disposal. There are numerous methods developed for the recovery of beneficial products from CFA. Based on the US patents and journal literatures, the present review describes the recovery status and technologies of major elements such as Al, Si, Fe and Ti, and trace elements such as V, Ga, Ge, Se, Li, Mo, U, Au, Ag, Pt groups and rare earth elements (REEs) and other beneficial products such as magnetic materials, cenospheres, and unburned carbon from CFA. It also highlights the recovery efficiency and drawbacks for their extraction, and suggests future research to develop satisfactory results in terms of selective recovery and purification. 展开更多

240 nm AlGaN-based micro-LEDs with different sizes are designed and fabricated.Then,the external quantum efficiency(EQE)and light extraction efficiency(LEE)are systematically investigated by comparing size and edge ef... 240 nm AlGaN-based micro-LEDs with different sizes are designed and fabricated.Then,the external quantum efficiency(EQE)and light extraction efficiency(LEE)are systematically investigated by comparing size and edge effects.Here,it is revealed that the peak optical output power increases by 81.83%with the size shrinking from 50.0 to 25.0μm.Thereinto,the LEE increases by 26.21%and the LEE enhancement mainly comes from the sidewall light extraction.Most notably,transversemagnetic(TM)mode light intensifies faster as the size shrinks due to the tilted mesa side-wall and Al reflector design.However,when it turns to 12.5μm sized micro-LEDs,the output power is lower than 25.0μm sized ones.The underlying mechanism is that even though protected by SiO2 passivation,the edge effect which leads to current leakage and Shockley-Read-Hall(SRH)recombination deteriorates rapidly with the size further shrinking.Moreover,the ratio of the p-contact area to mesa area is much lower,which deteriorates the p-type current spreading at the mesa edge.These findings show a role of thumb for the design of high efficiency micro-LEDs with wavelength below 250 nm,which will pave the way for wide applications of deep ultraviolet(DUV)micro-LEDs. 展开更多

In this work,we design and fabricate a deep ultraviolet(DUV)light-emitting array consisting of 10×10 micro-LEDs(μ-LEDs)with each device having 20μm in diameter.Strikingly,the array demonstrates a significant enhancement of total light output power by nearly 52%at the injection current of 100 mA,in comparison to a conventional large LED chip whose emitting area is the same as the array.A much higher(~22%)peak external quantum efficiency,as well as a smaller efficiency droop forμ-LED array,was also achieved.The numerical calculation reveals that the performance boost can be attributed to the higher light extraction efficiency at the edge of eachμ-LED.Additionally,the far-field pattern measurement shows that theμ-LED array possesses a better forward directionality of emission.These findings shed light on the enhancement of the DUV LEDs performance and provide new insights in controlling the light behavior of theμ-LEDs. 展开更多

A new process was proposed to extract rare earth elements(REEs),Li and F from electrolytic slag of rare earth molten salt by synergistic roasting and acid leaching.Firstly,the thermodynamic analysis of roasting reaction was carried out,then the effects of roasting factors on leaching REEs,Li and F in slag were investigated.In additions,the mineral phase and morphology of molten salt slag,roasting slag and acid leaching slag were characterized,and the migration mechanism of REES,Li and F minerals in roasting and leaching process was analyzed.The results show that the synergistic roasting and activation of molten salt slag by CaO and Al_(2)(SO_(4))_(3)are thermodynamically feasible.The optimum roasting conditions are as follows:molten salt slag of 20 g,Al_(2)(SO_(4))_(3)of 31.25 g and CaO of 6.25 g,roasting temperature of 1173.15 K and reaction time of 2 h,under this condition,the leaching rates of Nd,Pr,Gd,Li and F are 92.47%,91.56%,91.08%,96.69%and 96.8%,respectively.X-ray powder diffraction(XRD)and scanning electron microscopy-energy dispersive X-ray spectroscopy(SEM-EDS)analysis show that the rare earth fluoride(REF3)in molten salt slag transforms into soluble rare earth oxide(REO)after roasting and activation.After leaching,the leaching residue is mainly strip CaSO4,indicating that REES,Li and F can be fully extracted from molten salt slag. 展开更多

GaN-based light-emitting diodes (LEDs) with surface-textured indium tin oxide (ITO) as a transparent current spreading layer were fabricated. The ITO surface was textured by inductively coupled plasma (ICP) etching technology using a monolayer of nickel (Ni) nanoparticles as the etching mask. The luminance intensity of ITO surface-textured GaN-based LEDs was enhanced by about 34% compared to that of conventional LED without textured ITO layer. In addition, the fabricated ITO surface-textured GaN-based LEDs would present a quite good performance in electrical characteristics. The results indicate that the scattering of photons emitted in the active layer was greatly enhanced via the textured ITO surface, and the ITO surface-textured technique could have a potential application in improving photoelectric characteristics for manufacturing GaN-based LEDs of higher brightness. 展开更多

Recovery of rare earth(RE)elements from Nd-Fe-B waste is one of the ways to solve the problem of socalled RE-crisis,An alternative approach of extracting RE elements from Nd-Fe-B waste by molten Cu extraction based on liquid-solid diffusion and reaction is reported in this paper.The extraction process,product microstructure and extraction efficiency were systematically studied.The results show that the extraction rate of RE at 1200℃is about 20%higher than that at 1100℃.The enhanced extraction efficiency at 1200℃results from the fact that the liquid Fe and Fe2 B are not co-soluble with Cu,Reducing the mass ratio of Cu to waste and the size of the waste scraps is also beneficial to enhancing the separation of RE and Fe elements.In addition,the extraction time should be well controlled,for example,less than 2 h at 1100℃,in order to avoid the increased Fe content in the extracted product.Based on optimized process,the RE elements ca n be almost fully extracted from the waste.This work thus provides an effective method to recover the RE elements. 展开更多

The influence of buffer layer growth conditions on the crystal quality and residual stress of GaN film grown on silicon carbide substrate is investigated. It is found that the A1GaN nucleation layer with high growth temperature can efficiently decrease the dislocation density and stress of the GaN film compared with A1N buffer layer. To increase the light extraction efficiency of GaN-based LEDs on SiC substrate, flip-chip structure and thin film flip-chip structure were designed and optimized. The fabricated blue LED had a maximum wall-plug efficiency of 72% at 80 mA. At 350 mA, the output power, the Vf, the dominant wavelength, and the wall-plug efficiency of the blue LED were 644 roW, 2.95 V, 460 nm, and 63%, respectively. 展开更多

This paper presents a new method of recycling aluminum and iron in boiler slag derived from plants that use coal as fuel. The new method integrates efficient extraction and reuse of the leached pellets together. An elemental analysis of aqueous solutions leached by sulfuric acid was determined by EDTA-Naz-ZnCl2 titration method. The components and microstructures of the samples were examined by means of XRF, XRD and SEM. An aluminum extraction efficiency of 86.50% was achieved when the sintered pellets were leached using 4 mol · L^- 1 H2SO4 at solid/ liquid [m(g)/V(mL)] ratio of 1 : 5 at 80 ℃ for 24 h. An iron extraction efficiency of 94.60% was achieved in the same conditions for the maximum extraction efficiency of Al. The extraction efficiencies of Al and Fe increased with an increase in temperature, leaching time and acidity. The concentration of alumina and iron hydroxide in the final product was determined to be 99.12% and 92.20% respectively. This product of alumina would be used directly for the production of metallic aluminum. 展开更多

In this research gasoil desalting was investigated from mass transfer point of view in an eductor liquid–liquid extraction column(eductor-LLE device).Mass transfer characteristics of the eductor-LLE device were evaluated and an empirical correlation was obtained by dimensional analysis of the dispersed phase Sherwood number.The Results showed that the overall mass transfer coefficient of the dispersed phase and extraction efficiency have been increased by increasing Sauter mean diameter(SMD)and decreasing the nozzle diameter from 2 to 1 mm,respectively.The effects of Reynolds number(R_(e)),projection ratio(ratio of the distance between venturi throat and nozzle tip to venturi throat diameter,Rpr),venturi throat area to nozzle area ratio(R_(th-n))and two phases flow rates ratio(R_(Q))on the mass transfer coefficient(K)were determined.According to the results,K increase with increasing Re and RQ and also with decreasing Rpr and R_(th-n).Semi-empirical models of drop formation,rising and coalescence were compared with our proposed empirical model.It was revealed that the present model provided a relatively good fitting for the mass transfer model of drop coalescence.Moreover,experimental data were in better agreement with calculated data with AARE value of 0.085. 展开更多

Surface patterning of p-GaN to improve the light extraction efficiency of GaN-based blue light-emitting diodes(LEDs) has been investigated. Periodic nanopillar arrays on p-GaN have been fabricated by polystyrene(PS) nanosphere lithography; the diameter of the nanopillars can be tuned to optimize the electrical and optical properties of the LEDs. The electroluminescence intensity of the nanopillar-patterned LEDs is better than that of conventional LEDs; the greatest enhancement increased the intensity by a factor of 1.41 at a 20 mA injection current. The enhancements can be explained by a model of bilayer film on a GaN substrate. This method may serve as a practical approach to improve the efficiency of light extraction from LEDs. 展开更多
