Design of distributed feedback grating for QCL based on time-domain finite-difference method

Quantum cascade lasers(QCLs) have broad application potentials in infrared countermeasure system,free-space optical communication and trace gas detection.Compared with traditional Fabry-Pérot(FP) cavity and external cavity,distributed feedback quantum cascade lasers(DFB-QCLs) can obtain narrower laser linewidth and higher integration.In this paper,the structure design,numerical simulation and optimization of the Bragg grating of DFB-QCLs are carried out to obtain the transmission spectrum with central wavelength at 4.6 μm.We analyze the relationship among the structure parameters,the central wavelength shift and transmission efficiency using coupled-wave theory and finite-difference time-domain(FDTD) method.It is shown that the increase in the number of grating periods enhances the capabilities of mode selectivity,while the grating length of a single period adjustment directly determines the Bragg wavelength.Additionally,variations in etching depth and duty cycle lead to blue and red shifts in the central wavelength,respectively.Based on the numerical simulation results,the optimized design parameters for the upper buffer layer and the upper cladding grating are proposed,which gives an optional scheme for component fabrication and performance improvement in the future. 展开更多

This paper considers the distributed online optimization(DOO) problem over time-varying unbalanced networks, where gradient information is explicitly unknown. To address this issue, a privacy-preserving distributed online one-point residual feedback(OPRF) optimization algorithm is proposed. This algorithm updates decision variables by leveraging one-point residual feedback to estimate the true gradient information. It can achieve the same performance as the two-point feedback scheme while only requiring a single function value query per iteration. Additionally, it effectively eliminates the effect of time-varying unbalanced graphs by dynamically constructing row stochastic matrices. Furthermore, compared to other distributed optimization algorithms that only consider explicitly unknown cost functions, this paper also addresses the issue of privacy information leakage of nodes. Theoretical analysis demonstrate that the method attains sublinear regret while protecting the privacy information of agents. Finally, numerical experiments on distributed collaborative localization problem and federated learning confirm the effectiveness of the algorithm. 展开更多

分布式反馈(DFB)半导体激光器是基于可调谐半导体激光吸收光谱技术的气体传感器的核心元器件,其输出波长稳定性受到工作温度稳定性的影响。为了让DFB激光器提供稳定可靠的光源,本文研制了一种基于积分分离式比例-积分-微分算法的高稳定... 分布式反馈(DFB)半导体激光器是基于可调谐半导体激光吸收光谱技术的气体传感器的核心元器件,其输出波长稳定性受到工作温度稳定性的影响。为了让DFB激光器提供稳定可靠的光源,本文研制了一种基于积分分离式比例-积分-微分算法的高稳定性激光器温度控制系统。该系统以激光器内部的热电制冷器(TEC)为控温元件,负温度系数热敏电阻为测温元件,分别设计了基于脉冲宽度调制技术的TEC驱动电路和高精度的温度采集电路。利用该温度控制系统,对1654 nm的DFB激光器进行了温度控制测试。实验结果表明,该系统的温度控制范围在15~35℃,响应时间低于13 s,系统2 h内的温度控制精度达到±0.002℃,温度稳定性达到0.016%。使用该温控系统,DFB激光器在运行过程中状态稳定,输出波长的标准差为0.00011 nm。 展开更多

The Al-free grating surface permits the re-growth of a high-quality cladding layer that yields excellent device performance. We report a type-I Ga Sb-based laterally coupled distributed-feedback(LC-DFB) laser with shallow-etched gratings operating a continuous wave at room temperature without re-growth process. Second-order Bragg gratings are fabricated alongside the ridge waveguide by interference lithography. Index-coupled LC-DFB laser with a cavity of 1500 μm achieves single longitudinal mode continuous-wave operation at 20℃ with side mode suppression ratio(SMSR) as high as 24 dB.The maximum single mode continuous-wave output power is about 10 mW at room temperature(uncoated facet). A low threshold current density of 230 A/cm^2 is achieved with differential quantum efficiency estimated to be 93 mW/A. The laser shows a good wavelength stability against drive current and working temperature. 展开更多

A 7.8-μm surface emitting second-order distributed feedback quantum cascade laser (DFB QCL) structure with metallized surface grating is studied. The modal property of this structure is described by utilizing coupled-mode theory where the coupling coefficients are derived from exact Floquet-Bloch solutions of infinite periodic structure. Based on this theory, the influence of waveguide structure and grating topography as well as device length on the laser performance is numerically investigated. The optimized surface emitting second-order DFB QCL structure design exhibits a high surface outcoupling efficiency of 22% and a low threshold gain of 10 cm-1. Using a π phase-shift in the centre of the grating, a high-quality single-lobe far-field radiation pattern is obtained. 展开更多

The average output power and the threshold current are 1.8 mW and 35 mA, respectively, when the injection current of the SOA is 100 mA, with a side mode suppression ratio (SMSR) exceeding 40 dB. Wavelength-tunable organic semiconductor lasers based on mechanically stretchable polydimethylsiloxane (PDMS) gratings were developed. The intrinsic stretchability of PDMS was explored to modulate the period of the distributed feedback gratings for fine tuning the lasing wavelength. Notably, elastic lasers based on three typical light-emitting molecules show com-parable lasing threshold values analogous to rigid devices and a continuous wavelength tunability of about 10 nm by mechanic-al stretching. In addition, the stretchability provides a simple solution for dynamically tuning the lasing wavelength in a spec-tral range that is challenging to achieve for inorganic counterparts. Our work has provided a simple and efficient method of fab-ricating tunable organic lasers that depend on stretchable distributed feedback gratings, demonstrating a significant step in the advancement of flexible organic optoelectronic devices. 展开更多

The simulation results show that the compressively strained DFB laser diode has a lower transparency carrier density, higher gain, lower Auger recombination rate, and higher stimulated recombination rate, which lead to better a device performance, than the traditional unstrained GaAs/AlGaAs DFB laser diode. 展开更多

It is proved that the errors of estimated states and the actual system's states are bounded. And it is guaranteed that the estimated states of the closed-loop system are ultimately bounded in a region containing the origin. As a result, the states of the actual system are ultimately bounded. We report on the room-temperature cascade laser (QCL) at λ -4.7μm. cw operation of a surface grating Both grating design and material distributed feedback (DFB) quantum optimization are used to decrease the threshold current density and to increase the output power. For a high-reflectivity-coated 13-μm-wide and 4- mm-long laser, high wall-plug efficiency of 6% is obtained at 20℃ from a single facet producing over I W of ew output power. The threshold current density of DFB QCL is as low as 1.13kA/cm^2 at 10℃ and 1.34kA/cm2 at 30℃ in cw mode. Stable single-mode emission with a side-mode suppression ratio of about 30 dB is observed in tile working temperature range of 20-50℃. 展开更多

Within the context of ground-air cooperation,the distributed formation trajectory tracking control problems for the Heterogeneous Multi-Agent Systems(HMASs)is studied.First,considering external disturbances and model uncertainties,a graph theory-based formation control protocol is designed for the HMASs consisting of Unmanned Aerial Vehicles(UAVs)and Unmanned Ground Vehicles(UGVs).Subsequently,a formation trajectory tracking control strategy employing adaptive Fractional-Order Sliding Mode Control(FOSMC)method is developed,and a Feedback Multilayer Fuzzy Neural Network(FMFNN)is introduced to estimate the lumped uncertainties.This approach empowers HMASs to adaptively follow the expected trajectory and adopt the designated formation configuration,even in the presence of various uncertainties.Additionally,an event-triggered mechanism is incorporated into the controller to reduce the update frequency of the controller and minimize the communication exchange among the agents,and the absence of Zeno behavior is rigorously demonstrated by an integral inequality analysis.Finally,to confirm the effectiveness of the proposed formation control protocol,some numerical simulations are presented. 展开更多

The 795 nm distributed feedback lasers have great application in pumping the Rb D1 transition.In this paper,in order to realize specific 795 nm lasing,we designed tilted ridge distributed feedback lasers based on purely gain coupled effect induced by periodic current injection windows through changing the angle of the tilted ridge.The fabricated devices were cleaved into 2 mm-cavity-length,including 5 tilted angles.The peak output powers of all devices were above 30 mW.Single longitudinal mode lasing was realized in all tilted Fabry-Perot cavities using periodic current injection windows,with side mode suppression ratio over 30 dB.The total wavelength range covered 8.656 nm at 20℃.It was disclosed theoretically and experimentally that the output powers,threshold currents,and central wavelengths of the tilted ridge purely gain coupled DFB lasers were relevant to the tilted angles.The results will be instructive for future design of DFB laser arrays with different central wavelengths. 展开更多

A rubidium-beam microwave clock, optically pumped by a distributed feedback diode laser, is experimentally investigated. The clock is composed of a physical package, optical systems, and electric servo loops. The physical package realizes the microwave interrogation of a rubidium-atomic beam. The optical systems, equipped with two 780-nm distributed feedback laser diodes, yield light for pumping and detecting. The servo loops control the frequency of a local oscillator with respect to the microwave spectrum. With the experimental systems, the microwave spectrum, which has an amplitude of 4 n A and a line width of 700 Hz, is obtained. Preliminary tests show that the clock short-term frequency stability is 7 × 10^-11 at 1 s, and 3 × 10^-12 at 1000 s. These experimental results demonstrate the feasibility of the scheme for a manufactured clock. 展开更多

Integrated electro-absorption-modulated distributed feedback laser diodes(EMLs)are attracting much interest in optical communications for the advantages of a compact structure,low power consumption,and high-speed modulation.In integrated EML,the microwave interaction between the distributed feedback laser diode(DFB-LD)and the electro-absorption modulator(EAM)has a nonnegligible influence on the modulation performance,especially at the high-frequency region.In this paper,integrated EML was investigated as a three-port network with two electrical inputs and a single optical output,where the scattering matrix of the integrated device was theoretically deduced and experimentally measured.Based on the theoretical model and the measured data,the microwave equivalent circuit model of the integrated device was established,from which the microwave interaction between DFB-LD and EAM was successfully extracted.The results reveal that the microwave interaction within integrated EML contains both the electrical isolation and optical coupling.The electrical isolation is bidirectional while the optical coupling is directional,which aggravates the microwave interaction in the direction from DFB-LD to EAM. 展开更多

The simulation results demonstrate that the linewidth of external-cavity semiconductor lasers can be reduced by increasing the external cavity length and feedback ratio, and adding more external feedback points can further narrow the linewidth and enhance the side mode suppression ratio. This research provides insight into the external cavity distributed feedback mechanism and can guide the design of high-performance external cavity semiconductor lasers. . 展开更多

设计并制备了一种基于相移光栅的大耦合因子分布反馈(DFB)激光二极管芯片,解释了相移光栅在大耦合因子下实现芯片高成品率的机理。采用传输矩阵法模拟了不同耦合因子下随机相位对均匀光栅和相移光栅激光二极管芯片单模特性的影响,发现... 设计并制备了一种基于相移光栅的大耦合因子分布反馈(DFB)激光二极管芯片,解释了相移光栅在大耦合因子下实现芯片高成品率的机理。采用传输矩阵法模拟了不同耦合因子下随机相位对均匀光栅和相移光栅激光二极管芯片单模特性的影响,发现对于常规均匀光栅DFB结构,随着耦合因子的增加,芯片阈值增益差会明显降低,从而降低芯片单模成品率;而相移光栅DFB结构在不同耦合因子下,芯片阈值增益差并没有明显变化,仍能够保证比较高的单模成品率。采用电子束光刻制作了1/4波长相移光栅和均匀光栅并进行了对比,最后制备出大归一化耦合因子(κL=2.1)的相移光栅DFB激光器二极管芯片。测试统计数据显示,与均匀光栅激光二极管芯片相比,新型相移光栅DFB激光二极管芯片成品率明显高,达70%以上。与常规归一化耦合因子(κL≈1.2)DFB激光二极管芯片相比,在宽温(-40~95℃)下,新型大耦合因子激光二极管芯片的光谱单模特性更稳定,同时具有更低的阈值电流,在低工作电流(30 mA)下,芯片的-3 dB带宽大于18 GHz,满足传输速率为25 Gbit/s的高速传输协议要求。 展开更多
