Because of the discrete charge storage mechanism, charge trapping memory(CTM) technique is a good candidate for aerospace and military missions. The total ionization dose(TID) effects on CTM cells with Al2O3/HfO2/Al2O3(AHA) high-k gate stack structure under in-situ 10 keV x-rays are studied. The C-V characteristics at different radiation doses demonstrate that charge stored in the device continues to be leaked away during the irradiation,thereby inducing the shift of flat band voltage(V(fb)). The dc memory window shows insignificant changes, suggesting the existence of good P/E ability. Furthermore, the physical mechanisms of TID induced radiation damages in AHA-based CTM are analyzed. 展开更多

Design of an Index System for Deep Groundwater Management Efficiency Evaluation: A Case Study in Tianjin City, China 被引量:1

In this study, an evaluation index s... An effective evaluation system can provide specific and practical suggestions to the deep groundwater management. But such kind of evaluation system has not been proposed in China. In this study, an evaluation index system is specifically developed to evaluate deep groundwater management efficiency. It is composed of three first-level indicators(law enforcement capability, management ability, and management effectiveness) and eleven second-level indicators. The second-level indicators include seven mandatory indicators and four optional indicators. Piecewise linear function is used to normalize the quantitative indicators, and expert scoring method and questionnaire survey method are used to normalize the qualitative indicators. Then a comprehensive indicator weighting evaluation method is used to evaluate the first-level indicators and the target topic. A case study is carried out to evaluate deep groundwater management efficiency in Tianjin City. According to the evaluation score in each period, the management efficiency of every district in Tianjin City gradually improved. The overall evaluation score in the early deep groundwater extraction period is 0.12. After a series of deep groundwater protection efforts, this score reached to 0.61 in 2007, and met the regulation criteria. The evaluation results also showed that the further groundwater management efforts in Tianjin City should be focused on building a dynamic database to collect comprehensive deep well-log data; and on a reasonable design and distribution of the groundwater monitoring network. It demonstrated that the index system is suitable to locate the deficiencies of current groundwater management systems and to guide further improvements. This paper presents a novel method for accurately estimating the cumulative capacity credit(CCC)of renewable energy(RE)projects.Leveraging data from the main interconnected system(MIS)of Oman for 2028,where a substantial increase in RE generation is anticipated,the method is introduced alongside the traditional effective load carrying capability(ELCC)method.To ensure its robustness,we compare CCC results with ELCC calculations using two distinct standards of reliability criteria:loss of load hours(LOLH)at 24 hour/year and 2.4 hour/year.The method consistently gives accurate results,emphasizing its exceptional accuracy,efficiency,and simplicity.A notable feature of the method is its independence from loss of load probability(LOLP)calculations and the iterative procedures associated with analytic-based reliability methods.Instead,it relies solely on readily available data such as annual hourly load profiles and hourly generation data from integrated RE plants.This innovation is of particular significance to prospective independent power producers(IPPs)in the RE sector,offering them a valuable tool for estimating capacity credits without the need for sensitive generating unit forced outage rate data,often restricted by privacy concerns. 展开更多
