Current superconducting memory devices lack the basic quality of high memory density for practical memories,mainly due to the size limitations of superconducting quantum interference devices.Here,we propose a supercon...Current superconducting memory devices lack the basic quality of high memory density for practical memories,mainly due to the size limitations of superconducting quantum interference devices.Here,we propose a superconductor–ferromagnet bilayer device with strain-pulse-assisted multi-bit ladder-type memory,by using strain-engineered ferromagnet domain structure to control carrier concentration in the superconductor,which is simulated by coupled Landau–Lifshitz–Gilbert and Ginzburg–Landau equations.Current-and strain-pulses are observed to deterministically control the resistivity of superconductor for one and two-bit device arrangements.The average carrier concentration of superconductor is observed to have multiple metastable states that can be controllably switched using current-pulse and strain-pulse to determine multiple resistivity states.These findings confirm the eligibility of superconductor–ferromagnet bilayers to be used as ladder-type multibit memories and open a new way for further theoretical and experimental investigations of the cryogenic memories.展开更多
In recent years,physical unclonable function(PUF)has emerged as a lightweight solution in the Internet of Things security.However,conventional PUFs based on complementary metal oxide semiconductor(CMOS)present challen...In recent years,physical unclonable function(PUF)has emerged as a lightweight solution in the Internet of Things security.However,conventional PUFs based on complementary metal oxide semiconductor(CMOS)present challenges such as insufficient randomness,significant power and area overhead,and vulnerability to environmental factors,leading to reduced reliability.In this study,we realize a strong,highly reliable and reconfigurable PUF with resistance against machine-learning attacks in a 1 kb spinorbit torque magnetic random access memory fabricated using a 180 nm CMOS process.This strong PUF achieves a challenge-response pair capacity of 10^(9) through a computing-in-memory approach.The results demonstrate that the proposed PUF exhibits near-ideal performance metrics:50.07% uniformity,50% diffuseness,49.89% uniqueness,and a bit error rate of 0%,even in a 375 K environment.The reconfigurability of PUF is demonstrated by a reconfigurable Hamming distance of 49.31% and a correlation coefficient of less than 0.2,making it difficult to extract output keys through side-channel analysis.Furthermore,resistance to machine-learning modeling attacks is confirmed by achieving an ideal accuracy prediction of approximately 50% in the test set.展开更多
In this work,we propose a comprehensive theoretical framework for the multilevel NAND(NOT AND logic)flash memory,built upon the modified Student’s t distribution where the distortion of the threshold voltage caused b...In this work,we propose a comprehensive theoretical framework for the multilevel NAND(NOT AND logic)flash memory,built upon the modified Student’s t distribution where the distortion of the threshold voltage caused by the random telegraph noise,cell-to-cell interference and data retention noise are jointly considered.Based on the superposition modulation,we build a non-orthogonal multiuser communication model where a linear mapping is conducted between the verify voltages and binary antipodal symbols.Aimed at improving the storage efficiency,we propose an unequal amplitude mapping(UAM)solution by optimizing the weighting coefficients of verify voltages to intelligently adjust the width of each state.Moreover,the uniform storage efficiency region and sum storage efficiency of different labelings with various decoding schemes are discussed.Simulation results validate the effectiveness of our proposed UAM solution where an up to 20.9%storage efficiency gain can be achieved compared to the current used benchmark scheme.In addition,analytical and simulation results also demonstrate that the successive cancellation decoding outperforms other decoding schemes for all labelings.展开更多

This study focused on the quantitative and qualitative effects of ICU diaries on distorted memories that patients encountered during their time in the ICU. Aim: To assess improving distorted memories by providing information during ICU admission to patients to relieve the acute stress symptoms after ICU discharge. Design and Methods: This nonrandomized controlled trial included patients aged ≥20 years who had received treatment for ≥3 days in the ICU. Using ICU memory tool, the Hospital Anxiety and Depression Scale (HADS) and the Acute Stress Disorder Scale (ASDS) approximately 1 week after ICU discharge, then HADS and ASDS prior to hospital discharge, the change in mean values were compared between two groups (control and intervention) using a Wilcoxon signed-rank test. The intervention group was surveyed prior to hospital discharge using semi-structured interviews, and descriptions were analyzed by the content analysis method of Krippendorff. Results: Twenty-three participants were included in the control group, and 17 in the intervention group. When comparing subjects with distorted memories between the groups, we found reduced values for HADS anxiety (7.1 ± 3.8 to 5.7 ± 2.7, p = 0.011), HADS depression (8.6 ± 5.0 to 7.2 ± 4.3, p = 0.003), and ASDS (46.9 ± 13.8 to 43.8 ± 11.4, p = 0.012) in the intervention group. Based on the narrations, patients wanted to investigate facts in the ICU diary while having someone help them to remember these events. Conclusion: Improving distorted memories during ICU admissions may relieve acute stress symptoms. In addition, these patients needed someone to investigate facts from the ICU admission.展开更多
