In the paper we calculate the accurate anisotropy valance bands and the splitting energy between light and heavy hole bands. The results show that the valance bands are highly distorted, and the anisotropy is more obvious. To obtain the density of states (DOS) effective mass, which is a very important parameter for device modeling, a DOS effective mass model of biaxial tensile strained Si is constructed based on the valance band calculation. This model can be directly used in the device model of metal-oxide semiconductor field effect transistor (MOSFET). Recently, the study of effective Hamiltonian using various methods has gained great interest. We consider a vector differential equation of motion to derive the effective Hamiltonian for any periodically driven two-level system, and the dynamics of the spin vector are an evolution under the Bloch sphere. Here, we investigate the properties of this equation and show that a sudden change of the effective Hamiltonian is expected. Furthermore, we present several exact relations, whose expressions are independent of the different starting points. Moreover, we deduce the effective Hamiltonian from the high-frequency limit, which approximately equals the results in previous studies. Our results show that the vector differential equation of motion is not affected by a convergence problem, and thus, can be used to numerically investigate the effective models in any periodic modulating system. Finally, we anticipate that the proposed method can be applied to experimental platforms that require time-periodic modulation, such as ultracold atoms and optical lattices.展开更多

A hexahedral element and a strain hardening/softening constitutive model based on the unified strength theory(UST) were used to simulate both the consolidated-undrained(CU) triaxial and the consolidated-drained(CD) true triaxial tests. Based on the results of the true triaxial tests simulation, the effect of the intermediate principal stress on the strength of soft rock was investigated. Finally, an example of an axial compression test for a hard rock pillar with a soft rock interlayer was analyzed using the two-dimensional finite difference code FLAC. The CD true triaxial test simulations for diatomaceous soft rock suggest the peak and residual strengths increase by 30% when the effect of the intermediate principal stress is taken into account. The axial compression for a rock pillar indicated the peak and residual strengths increase six-fold when the soft rock interlayer approached the vertical and the effect of the intermediate principal stress is taken into account.展开更多

The results indicate that the BEA model corrected both by the Coulomb repulsion and by the effective nuclear charge (Zeff) agrees well with the experimental data. Comparison of Fe K-shell X-ray emission induced by 5 MeV xenon ions with different initial charge states (20+, 22+, 26+, 30+) verifies the applicability of the effective nuclear charge (Zeff) correction for the BEA model. It is found that Zeff correction is reasonable to describe direct ionization induced by xenon ions with no initial M-shell vacancies. However, when the M shell is opened, the Zeff corrected BEA model is unable to explain the inner-shell ionization, and the electron transfer by molecular-orbital promotion should be considered.展开更多

Recently, several experiments have observed transport signatures contributed by trivial edge states, making it difficult to distinguish between the topologically trivial and nontrivial phases. Here, we show that helical edge states can be identified by the randomgate-voltage induced Φ_(0)/2-period oscillation of the averaged electron return probability in the interferometer constructed by the edge states. The random gate voltage can highlight the Φ_(0)/2-period Al'tshuler–Aronov–Spivak oscillation proportional to sin^(2)(2πΦ/Φ_(0)) by quenching the Φ_(0)-period Aharonov–Bohm oscillation. It is found that the helical spin texture induced π Berry phase is key to such weak antilocalization behavior with zero return probability at Φ = 0. In contrast, the oscillation for the trivial edge states may exhibit either weak localization or antilocalization depending on the strength of the spin-orbit coupling, which has finite return probability at Φ = 0. Our results provide an effective way for the identification of the helical edge states. The predicted signature is stabilized by the time-reversal symmetry so that it is robust against disorder and does not require any fine adjustment of system.展开更多

It is found that the excitation energies and absorption spectra of zigzag tubes(11,0) and(10,0) show opposite trends with the strain under the action of the magnetic field. For the(11,0) tube, the excitation energy decreases with the increasing uniaxial strain, with a splitting appearing in the absorption spectra. For the(10,0) tube, the variation trend firstly increases and then decreases, with a reversal point appearing in the absorption spectra. More interesting,at the reversal point the intensity of optical absorption is the largest because of the degeneracy of the two bands nearest to the Fermi Level, which is expected to be observed in the future experiment. The similar variation trend is also exhibited in the binding energy for the two kinds of semiconducting tubes.展开更多

By designing structural parameters, we have demonstrated that the incident electromagnetic wave can be well confined in the graphene in these structures due to the formation of a bound state in the continuum(BIC) of radiation modes. Based on such a bound state, third-harmonic(TH) generation and four-wave mixing(FWM) have been studied. It is found that the efficiency of TH generation in monolayer graphene can be enhanced about 7 orders of magnitude. It is interesting that we can design structure parameters to make all beams(the pump beam, probe beam, and generated FWM signal) be BICs at the same time. In such a case, the efficiency of FWM in monolayer graphene can be enhanced about 9 orders of magnitude. Both the TH and FWM signals are sensitive to the wavelength, and possess high Q factors, which exhibit very good monochromaticity. By taking suitable BICs, the selective generation of TH and FWM signals for S-and P-polarized waves can also be realized, which is beneficial for the design of optical devices.展开更多
