The ultraviolet(UV) photoresponses of ZnO nanorods directly grown on and between two micro Au-electrodes by using electric-field-assisted wet chemical method are measured comprehensively under different conditions, ...The ultraviolet(UV) photoresponses of ZnO nanorods directly grown on and between two micro Au-electrodes by using electric-field-assisted wet chemical method are measured comprehensively under different conditions, including ambient environment, applied bias voltage, gate voltage and temperature. Experimental results indicate that the photoresponses of the ZnO nanorods can be modulated by surface oxygen adsorptions, applied voltages, as well as temperatures. A model taking into account both surface adsorbed oxygen and electron-hole activities inside ZnO nanorods is proposed. The enhancement effect of the bias voltage on photoresponse is also analyzed. Experimental results shows that the UV response time(to 63%) of ZnO nanorods in air and at 59°C could be shortened from 34.8 s to 0.24 s with a bias of 4 V applied between anode and cathode.展开更多

Using Erin...This paper deals with the study of the temperature effect on the nonlinear vibration behavior of nanoplate-based nano electromechanical systems(NEMS) subjected to hydrostatic and electrostatic actuations. Using Eringen's nonlocal elasticity and Gurtin–Murdoch theory, the nonlocal plate model is derived through Hamilton's principle. The governing equation which is extremely nonlinear due to the geometrical nonlinearity and electrostatic attraction forces is solved numerically using the differential quadrature method(DQM). The accuracy of the present method is veriied by comparing the obtained results with the experimental data and those in the literature and very good agreement is obtained. Finally a comprehensive study is carried out to determine the inluence of temperature on the nonlinear vibration characteristics of NEMS made of two different materials including aluminum(Al)and silicon(Si) and some conclusions are drawn.展开更多

Operating fro...On the basis of mutual compensation of mobility and threshold voltage temperature effects, a stable CMOS band-gap voltage reference circuit was designed and fabricated in CSMC-HJ 0.6 μm CMOS technology. Operating from 0 to 85 ℃ under a supply voltage ranging from 4.5 to 5.5 V, the voltage reference circuit offers an output reference voltage ranging from 1.122 to 1.176 V and a voltage variation less than ±3.70%. The chip size including bonding pads is only 0.4 mm×0.4 mm and the power dissipation falls inside the scope of 28.3 to 48.8 mW operating at a supply voltage of 4.5 to 5.5 V.展开更多

The results suggest that it will affect the theoretical values o...In this paper, we theoretically deduce the expressions of half-wave voltage and 3-dB modulation bandwidth in which conductor loss is taken into account. The results suggest that it will affect the theoretical values of half-wave voltage and bandwidth as well as the optimized electrode's dimension whether considering the conductor loss or not. As an example, we present a Mach-Zehnder (MZ) type polymer waveguide amplitude modulator. The half-wave voltage increases by 1 V and the 3-dB bandwidth decreases by 30% when the conductor loss is taken into account. Besides, the effects of impedance mismatching and velocity mismatching between microwave and light wave on the half-wave voltage, and 3-dB bandwidth are discussed.展开更多
