The comprehensive understanding of the structure-dependent electrostatic discharge behaviors in a conventional diode-triggered silicon controlled rectifier (DTSCR) is presented in this paper. Combined with the device simulation, a mathematical model is built to get a more in-depth insight into this phenomenon. The theoretical studies are verified by the transmission-line-pulsing (TLP) test results of the modified DTSCR structure, which is realized in a 65-nm complementary metal-oxide-semiconductor (CMOS) process. The detailed analysis of the physical mechanism is used to provide predictions as the DTSCR-based protection scheme is required. In addition, a method is also presented to achieve the tradeoff between the leakage and trigger voltage in DTSCR. 展开更多

A diode-triggered silicon controlled rectifier (DTSCR) is being developed as an electrostatic discharge (ESD) pro- tection device for low voltage applications. However, DTSCR leaks high current during normal operation due to the Darlington effect of the triggering-assist diode string. In this study, two types of diode string triggered SCRs are designed for low leakage consideration; the modified diode string and composite polysilicon diode string triggered SCRs (MDTSCR & PDTSCR). Com- pared with the conventional DTSCR (CDTSCR), the MDTSCR has a much lower substrate leakage current with a relatively large silicon cost, and the PDTSCR has a much lower substrate leakage current with similar area and shows good leakage performance at a high temperature. Other DTSCR ESD properties are also investigated, especially regarding their layout, triggering voltage and failure current. 展开更多

We propose and experimentally demonstrate an integrated silicon photonic scheme to generate multi-channel millimeter-wave(MMW) signals for 5 G multi-user applications. The fabricated silicon photonic chip has a footprint of 1.1 × 2.1 mm^2 and integrates 7 independent channels each having on-chip polarization control and heterodyne mixing functions. 7 channels of4-Gb/s QPSK baseband signals are delivered via a 2-km multi-core fiber(MCF) and coupled into the chip with a local oscillator(LO) light. The polarization state of each signal light is automatically adjusted and aligned with that of the LO light, and then 7 channels of 28-GHz MMW carrying 4-Gb/s QPSK signals are generated by optical heterodyne beating. Automated polarizationcontrol function of each channel is also demonstrated with ~7-ms tuning time and ~27-dB extinction ratio. 展开更多

Si is used as an in-situ liquid forming phase and it is favorable for both the solid-liquid synthesis and the densification of Ti3SiC2 rainies. The present work demonstrated that the temperature fluctuation synthesis/simultaneous densification process is one of the most effective and simple methods for the preparation of Ti3SiC2 bulk materials providing relatively low synthesis temperature. short reaction time; and simultaneous synthesis and densification. This work also showed the capability to control the microstructure, e.g., the preferred orientation, of the bulk Ti3SiC2 materials simply by applying the hot pressing pressure at different Stages of the temperature fluctuation process. And textured Ti3SiC2 bulk materials with {002} faces of laminated Ti3SiC2 grains normal to the hot pressing axis were prepared. 展开更多

Rectangular section control technology (RSCT) was introduced to achieve high-precision profile control during silicon steel rolling. The RSCT principle and method were designed, and the whole RSCT control strategy was developed. Specifically, RSCT included roll contour design, roiling technology optimization, and control strategy development, aiming at both hot strip mills (HSMs) and cold strip mills (CSMs). Firstly, through the high-performance variable crown (HVC) work roll optimization design in the upper-stream stands and the limited shifting technology for schedule-free rolling in the downstream stands of HSMs, a hot strip with a stable crown and limited wedge, :local spot, and single wave was obtained, which was suitable for cold rolling. Secondly, an approximately rectangular section was obtained by edge varying contact (EVC) work roll contour design, edge-drop setting control, and. closed loop control in the upper-stream, stands of CSMs. Moreover, complex-mode flatness control was realized by coordinating multiple shape-control methods in the downstream stands of CSMs. In addition, the RSCT approach was applied in several silicon-steel production plants, where an outsicanding performance and remarkable economic benefits were observed. 展开更多

Then the work roll shape, control strategy and incoming hot-rolled strips were optimized. Since the optimization measures were implemented in the actual production, the thickness difference of non-oriented silicon steel has been reduced greatly and fulfilled the requirements placed by users. In order to solve the difficult profile and flatness control problem of wide non-oriented electrical steel sheets, the factors such as the relationship between strip crown control and strip width, the relationship between the maximum wearing value of work roll and the number of a rolling campaign and the wear contour change of work roll were analyzed on the basis of industrial test. Through analyzing the rolling process characteristics of non-oriented e- lectrical steel sheets, the ASR (asymmetry self-compensating work rolls) shape control technology and its roll shift- ing strategy of the wider non-oriented electrical steel sheets was proposed and developed. When the technology was applied, the number of the wide non-oriented electrical steel (2.3 mm× 1 280 mm) in one rolling campaign rose from 40 coils of the trial production to 70 coils of the industrial production, the ratio of the measured strip crown less than 45 um was increased from 50.0% to 94.9%, and the ratio of the measured strip crown more than 60 um was decreased from 20.0% to 0.7%. 展开更多

The results of the vibration test showed that the silicone rubber isolator was excellent in the performance of vibration control. The dynamic stiffness and the damping characteristics were non-linear. From the comparison between experimental results and simulation analysis, the displacement transmissibility characteristics of the isolator were obtained. As a result, the dynamic characteristics of the isolator could be accurately described by the quadratic type non-linear terms at small amolitude. 展开更多

为解决航空领域现存在的热控系统质量重、体积大的问题,本文以室温硫化硅橡胶为基体,炭黑(CB)、碳纳米管(CNTs)和镍(Ni)为导电填料,并且添加一系列助剂,采用溶液共混法制备室温硫化硅橡胶基PTC材料,并对其进行阻-温性能测试和自控温性... 为解决航空领域现存在的热控系统质量重、体积大的问题,本文以室温硫化硅橡胶为基体,炭黑(CB)、碳纳米管(CNTs)和镍(Ni)为导电填料,并且添加一系列助剂,采用溶液共混法制备室温硫化硅橡胶基PTC材料,并对其进行阻-温性能测试和自控温性能测试,验证了复合材料的PTC效应及温控能力;并对材料的微观结构进行了分析,提出了交链-膨胀结构理论模型。结果表明,当CB/CNTs/Ni混合填充量为16 wt%时,复合材料的室温电阻率较低,为19.95Ω·cm,PTC强度较高,为4.73,并且在经过300次冷热循环后,仍表现出较好的升温能力和控温能力。TG分析可以看出CB/Ni/CNTs的加入提高了硅橡胶的耐热性能;通过SEM分析可以看出,极大长径比的CNTs具有一定抑制CB团聚的作用;通过XRD分析可以得出导电填料在硅橡胶基质中分散较为均匀的结论。基于微观结构的分析,对内部导电网络通道和结构变化进行对比分析,构建了影响PTC效应的因素分析模型,为解决航空领域的热控系统减重问题提供了可行性参考。 展开更多

上海市闵行区排水系统蚊虫种群结构及防蚊水膜应用的研究

目的了解上海市闵行区排水系统中蚊虫种群结构,同时探索蚊陷Vazor防蚊水膜在排水系统中蚊虫物理防控效果。方法使用勺舀法辅助目测法调查排水系统蚊幼虫孳生状况,使用CO_(2)诱蚊灯法在地面排水系统周边进行成蚊监测,使用人工小时法在地... 目的了解上海市闵行区排水系统中蚊虫种群结构,同时探索蚊陷Vazor防蚊水膜在排水系统中蚊虫物理防控效果。方法使用勺舀法辅助目测法调查排水系统蚊幼虫孳生状况,使用CO_(2)诱蚊灯法在地面排水系统周边进行成蚊监测,使用人工小时法在地下排水系统周边进行成蚊监测,在孳生有蚊幼虫或蛹的排水系统中以1 mL/m^(2)的用量滴加蚊陷防蚊水膜,观察并记录孳生情况。结果在地面排水系统中蚊虫孳生率达50%。排水渠中蚊幼以白纹伊蚊为主,污水井以骚扰阿蚊为主,雨水井中白纹伊蚊和淡色库蚊的比例较为相近,地面排水系统周边的优势蚊种为白纹伊蚊;而地下排水系统中蚊虫孳生率达47%,优势蚊种为淡色库蚊(58.39%),其次为白纹伊蚊(41.6%),排水系统周边成蚊优势蚊种为淡色库蚊(83%),其次为白纹伊蚊(11%)。在蚊陷Vazor防蚊水膜的使用效果方面,蚊陷Vazor防蚊水膜在地面环境和地下环境排水系统投用7 d后蚊虫孳生率分别下降至2.78%和5%,随后在21 d后出现回升,于28 d进行一次补投药后又再次回落,与使用1%双硫磷颗粒剂的标准对照组效果存在统计学差异,与不做特殊处置的空白对照组有统计学差异。结论上海市闵行区的排水系统中,蚊虫孳生情况较严重且不同环境排水设施中优势蚊种存在差异。同时使用蚊陷Vazor防蚊水膜能有效地控制排水系统中蚊虫的孳生,尤其是在地下空间这类受雨水影响较小的场所效果更佳。 展开更多

从热力学角度理论分析了硅、锰和碳的竞争氧化反应;并结合现场统计数据,研究了影响转炉终点钢水余锰含量的因素。结果显示:铁水中硅含量的增加会导致渣量明显增加,进而降低渣中MnO的浓度和活度,加速Mn的氧化,降低锰的收得率;铁水中锰含... 从热力学角度理论分析了硅、锰和碳的竞争氧化反应;并结合现场统计数据,研究了影响转炉终点钢水余锰含量的因素。结果显示:铁水中硅含量的增加会导致渣量明显增加,进而降低渣中MnO的浓度和活度,加速Mn的氧化,降低锰的收得率;铁水中锰含量升高将提高锰的活度,锰氧化量越大,使锰收得率越低;终点碳含量增加将提高碳活度,促使碳还原MnO反应进行,因此提高终点碳含量可以有效提高余锰含量;锰的直接氧化和间接氧化均为放热反应,因此随出钢温度的升高,终点锰的收得率会逐渐升高;随炉渣中FeO含量增加,钢水中被FeO间接氧化的Mn量增加,使终点锰回收率明显降低;随着炉渣碱度升高,炉渣中自由(MnO)增加,有利于锰的还原反应,即钢水中锰含量增加。但是渣中CaO过量使渣量增加,反而降低了渣中MnO浓度,同时造成熔渣黏度增加,影响还原反应动力学;控制铁水硅含量≤0.30%,锰含量0.50%~0.60%,终点碳0.10%~0.18%(中高碳钢),温度1635~1660℃,渣中全铁≤13%,碱度3.0~3.5,渣量≤50 kg/t,渣中MnO浓度为6%~9%,有利于提高转炉终点余锰含量。 展开更多

目的黄疸检测仪是一种用于新生儿黄疸症状测量的精密光电检测仪器,光源发光信号强度大小是决定黄疸检测仪光电检测信号信噪比与测量精度的关键前提因素。为满足利用LED光源研制具有高信噪比、高测量精度微型黄疸检测仪的需要,以设计开... 目的黄疸检测仪是一种用于新生儿黄疸症状测量的精密光电检测仪器,光源发光信号强度大小是决定黄疸检测仪光电检测信号信噪比与测量精度的关键前提因素。为满足利用LED光源研制具有高信噪比、高测量精度微型黄疸检测仪的需要,以设计开发具有可控、高发光信号强度的LED光源驱动电路为目的,对用于黄疸检测仪的LED可控爆闪驱动电路与发光特性进行相关技术研究。方法首先,基于传统雪崩三极管脉冲电路原理可设计实现的LED光源脉冲频闪电路,引入可控硅、P型MOS开关管等电路控制器件,结合MCU芯片控制,设计用于LED可控爆闪发光的应用电路和电路时序驱动程序;其次,通过改变爆闪电路中的放电电容、驱动电压等技术特性参数,对LED光源在不同放电电容容值、驱动电压条件下的发光特性进行参数优化实验研究。结果结果表明,在爆闪电路雪崩三极管放电电容为100μF,LED发光驱动放电电容为330μF、电路驱动电压18 V条件下,LED光源发光信号强度峰值可达12 V,为正常恒压驱动条件下的12倍以上。结论设计的LED光源可控爆闪驱动电路可使LED的瞬时发光信号强度得到极大提升,这将为研制开发具有高光电信号强度、高信噪比的黄疸检测仪提供有力技术支撑。 展开更多
