Self-chaotic dual-mode and tri-mode microcavity lasers have been recently proposed and demonstrated for highspeed random number generation.Here,we report the characteristics of irregular pulse packages and self-chaos operation for a dual-mode circular-sided square microcavity laser.In addition to the mode interaction between the fundamental and first-order transverse modes,we observed irregular pulse packages due to the mode beating of near-degenerate modes for the first time to our best knowledge.Moreover,a successive route from periodic-one and periodic-three states to chaos is first experimentally illustrated by increasing injection current.The chaotic state is observed over a current range of 10 mA,and the maximum chaos effective bandwidth of 22.4 GHz is realized with a flatness of±4 d B.Chaotic characteristics are also investigated for different longitudinal modes,which indicates that the self-chaotic microlaser can provide robust parallel chaotic outputs for practical application. 展开更多

The emerging hybrid integrated quantum photonics combines the advantages of different functional components into a single chip to meet the stringent requirements for quantum information processing.Despite the tremendous progress in hybrid integrations of III-V quantum emitters with silicon-based photonic circuits and superconducting single-photon detectors,on-chip optical excitations of quantum emitters via miniaturized lasers towards single-photon sources(SPSs)with low power consumptions,small device footprints,and excellent coherence properties is highly desirable yet illusive.In this work,we present realizations of bright semiconductor SPSs heterogeneously integrated with on-chip electrically-injected microlasers.Different from previous one-by-one transfer printing technique implemented in hybrid quantum dot(QD)photonic devices,multiple deterministically coupled QD-circular Bragg Grating(CBG)SPSs were integrated with electrically-injected micropillar lasers at one time via a potentially scalable transfer printing process assisted by the wide-field photoluminescence(PL)imaging technique.Optically pumped by electrically-injected microlasers,pure single photons are generated with a high-brightness of a count rate of 3.8 M/s and an extraction efficiency of 25.44%.Such a high-brightness is due to the enhancement by the cavity mode of the CBG,which is confirmed by a Purcell factor of 2.5.Our work provides a powerful tool for advancing hybrid integrated quantum photonics in general and boosts the developments for realizing highly-compact,energy-efficient and coherent SPSs in particular. 展开更多

A Brillouin-assisted 80-GHz-spaced dual-comb source with a reconfigurable repetition frequency difference ranging from 48 MHz to 1.486 GHz is demonstrated.Two pairs of dual-pump seeds with an interval offset produce the corresponding dual Brillouin lasers in two fiber loops,and then the Brillouin lasers give rise to dual combs via the cavity-enhanced cascaded four-wave mixing effect.The repetition frequency difference is determined by the interval offset of the dual-pump seeds,which is induced by the Brillouin frequency shift difference between different fibers in a frequency shifter.Each comb provides 22 lasing lines,and the central 10 lines in a 20-dB power deviation feature high optical signal-to-noise ratios exceeding 50 dB.The linewidths of the dual-comb beating signals are less than 300 Hz,and the absolute linewidths of the comb lines are around 1.5 kHz.The dual-comb source enables substantial repetition frequency differences from 48 MHz to 1.486 GHz by changing the pluggable fibers in the frequency shifter. 展开更多
